Book excerpt: Semiconductor superlattices are synthetic crystals, which consist either of a periodic sequence of ultrahigh layers of two different semiconductors ('compositional superlatices) or of a single homogeneous semiconductor, which is periodically n- and p- doped, investigated electrical and electro-optical device applications of semiconductor superlattices in general, but with special emphasis on fast devices and oscillators for microwave generation. It is found, that an extremely wide spectrum of possibilities results from the fact that the properties of superlattices can be tailored for a given goal. Considered were two groups of device applications according to the two major classes of semiconductor superlattices: i) Devices, which rely on properties, which are in common to both classes of superlattices. The most appealing devices in this class are the far infrared radiation lasers, based on stimulated emission associated with interlayer transitions. ii) Devices, which relay on the unique features of the doping superlattices. The electronic properties of these superlattices cannot only be tailored but they can be tuned within wide limits for a given specimen. Moreover, the electron-hole recombination lifetimes exceed those of the host materials by many orders of magnitude.

We have done enough work for several more publications and these papers are in preparation. We also plan to submit three papers to the upcoming 2nd International Conference on Metastable and Modulated Semiconductor Structures (September 1985 in Japan) and three papers to the upcoming 6th International Conference on Electronic Properties of Two Dimensional Systems (September 1985).

The device application potential of the atomic like dimension of III-V semiconductor superlattices fabricated in the form of ultrathin periodically layered heterostructures was examined. Whether this leads to quantum size effects and creates the possibility to alter familiar transport and optical properties over broad physical ranges was studied. Applications to improved semiconductor lasers and electrondevices were achieved. Possible application of silicon sperlattices to faster high speed computing devices was examined. It was found that the silicon lattices show features of smaller fundamental energyband gaps and reduced effective masses. Book excerpt: A NATO workshop on "The Properties of Impurity States in Semiconductor Superlattices" was held at the University of Essex, Colchester, United Kingdom, from September 7 to 11, 1987. Doped semiconductor superlattices not only provide a unique opportunity for studying low dimensional electronic behavior, they can also be custom-designed to exhibit many other fascinating el~ctronic properties. The possibility of using these materials for new and novel devices has further induced many astonishing advances, especially in recent years. The purpose of this workshop was to review both advances in the state of the art and recent results in various areas of semiconductor superlattice research, including: (i) growth and characterization techniques, (ii) deep and shallow im purity states, (iii) quantum well states, and (iv) two-dimensional conduction and other novel electronic properties. This volume consists of all the papers presented at the workshop. Chapters 1-6 are concerned with growth and characterization techniques for superlattice semiconductors. The question of a-layer is also discussed in this section. Chapters 7-15 contain a discussion of various aspects of the impurity states. Chapters 16- 22 are devoted to quantum well states. Finally, two-dimensional conduction and other electronic properties are described in chapters 23-26.

We report the first study of the photoluminescence and photoconductivity spectra of superlattices. We find that Photoluminescence, photoconductivity and infrared absorption all point to the same band gap for the superlattice. Theoretical studies of these superlattices have given the first estimates of the magnitude of the optical absorption, the first study of the role of strain, and the first study of the role of the band offset in determining the properties of superlattices. We have also invented a novel electronic device that has negative resistance based on HgCdTe-CdTe-HgCdTe heterostructures. We have carried out the first theoretical studies of superlattices that include dilute magnetic semiconductors. Superlattices of CdTe-ZnTe have been studied experimentally and theoretically to give the first investigations of the properties of possible II-IV visible light emitters.

The material covered begins with a review of specific properties of III-V semiconductors and available technologies making them attractive to MOSFET technology, such as band-engineered heterostructures, effect of strain, nanoscale control during epitaxial growth. Due to the lack of thermodynamically stable native oxides on III-V's (such as SiO2 on Si), high-k oxides are the natural choice of dielectrics for III-V MOSFETs. The key challenge of the III-V MOSFET technology is a high-quality, thermodynamically stable gate dielectric that passivates the interface states, similar to SiO2 on Si. Several chapters give a detailed description of materials science and electronic behavior of various dielectrics and related interfaces, as well as physics of fabricated devices and MOSFET fabrication technologies. Topics also include recent progress and understanding of various materials systems; specific issues for electrical measurement of gate stacks and FETs with low and wide bandgap channels and high interface trap density; possible paths of integration of different semiconductor materials on Si platform.

The emphasis on epitaxial growth that was prevalent at the beginning of the decade (thus, the second course of the School, held in 1983, was devoted to Molecular Beam Epitaxy and Heterostructures) has given way to a strong interest in new physical phenomena and new material structures, and to practical applications that are already emerging from them.
