Book excerpt: The Winter School held in Les Houches on March 12-21, 1985 was devoted to Semiconductor Heterojunctions and Superlattices, a topic which is recognized as being now one of the most interesting and active fields in semiconductor physics. In fact, following the pioneering work of Esaki and Tsu in 1970, the study of these two-dimensional semiconductor heterostructures has developed rapidly, both from the point of view of basic physics and of applications. For instance, modulation-doped heterojunctions are nowadays currently used to investigate the quantum Hall effect and to make very fast transistors. This book contains the lectures presented at this Winter School, showing in particular that many aspects of semiconductor heterojunctions and super lattices were treated, extending from the fabrication of these two-dimensional systems to their basic properties and applications in micro-and opto-electron ics. Among the subjects which were covered, one can quote as examples: molecular beam epitaxy and metallorganic chemical vapor deposition of semi conductor compounds; band structure of superlattices; properties of elec trons in heterojunctions, including the fractional quantum Hall effect; opti cal properties of two-dimensional heterostructures; quantum well lasers; and two-dimensional electron gas field effect transistors. It is clear that two-dimensional semiconductor systems are raising a great deal of interest in many industrial and university laboratories. From the number of applications which were received and from the reactions of the participants, it can certainly be asserted that this School corresponded to a need and came at the right time.

In the last ten years, we have seen an enormous increase in re search in the field of Semiconductor Heterostructures, as evidenced by the large percentage of papers presented in recent international conferences on semiconductor physics. Undoubtfully, this expansion has been made possible by dramatic advances in materials preparation, mostly by molecular beam epitaxy and organometallic chemical vapor deposition. The emphasis on epitaxial growth that was prevalent at the beginning of the decade (thus, the second course of the School, held in 1983, was devoted to Molecular Beam Epitaxy and Heterostructures) has given way to a strong interest in new physical phenomena and new material structures, and to practical applications that are already emerging from them.

Book excerpt: Using an envelope function model, we have calculated the valence band structures in quantum wells and superlattices. It is found that the valence bands exhibit very complicated structures. With the newly devised method and the aid of the CRAY supercomputer, we have been able to calculate the optical absorption spectra for a number of GaAs-Ga$sb{1-x}$Al$sb{x}$As superlattices and quantum wells with the valence band mixing included. The results which feature the saddle point exciton resonances in superlattices are in good agreement with the experimental data. The continuum model (recently confirmed by microscopic calculations) shows that, for GaAs-AlAs superlattices, there exist a number of interface and angle-dependent long-wavelength optical modes. To better understand these properties, we developed a simple microscopic model which helps understand these novel features both qualitatively and quantitatively. This also enables us to obtain the phonon-polariton dispersion curves in superlattices with spatial dispersion included.

The school took place in Mauterndorf, Austria, from February 26 - March 2, 1984, and was the third one in a series of winter schools on "New Develop ments in Solid-State Physics", organized by the Austrian Physical Society, Solid State Physics Division. The school was attended by about 150 scientists from 12 countries, including the United States of America, Japan and Poland. Most of the research groups of Western Europe working in this field participated and demonstrated the still increasing interest in the topics. These topics cover the wide area ranging from fundamental phenomena in solid-state physics, like the quantum Hall effect, to new semiconductor devices, all based on two-dimensional elec tronic systems. We hope that the spirit of this school, the combination of basic and applied physics (including skiing) will stimulate further progress in this field of research. Throughout the history of semiconductor development, the coupling between processing techniques and device structures for both scientific investigations and technological applications has time and again been demonstrated. Newly conceived ideas usually demand the ultimate in existing techniques, which often leads to process innova tions. The emergence of a process, on the other hand, invariably creates opportunities for device improvement and invention. This intimate relationship between the two has most recently been witnessed in MBE and heterostructures, the subject of this Institute. This volume is divided into several sections. Chapter 1 serves as an introduction by providing a perspective of the subject. This is followed by two sections, each containing four chapters, Chapters 2-5 addressing the principles of the MBE process and Chapters 6-9 describ ing its use in the growth of a variety of semiconductors and heteros tructures.
