Book excerpt: Cette étude porte sur l'élaboration et la caractérisation des films de nitrure de titane déposés sur silicium par dépôt chimique en phase vapeur (CVD) à partir des précurseurs: tétrachlorure de titane (TiC14), ammoniac (NH3) et hydrogène (H2). Les films sont réalisés dans un réacteur basse pression à chauffage rapide (RTLPCVD). Deux procédés de dépôt ont été proposés: un procédé monocycle et un procédé multicyle, ainsi que deux groupes de paramètres: le groupe 1 avec une haute température de dépôt (800ʿC) et une phase gazeuse riche en ammoniac et le groupe 2 avec une faible température de dépôt (500ʿC) et une phase gazeuse pauvre en ammoniac. Le principe de dépôt CVD repose sur des phénomènes d'adsorption, de diffusion et de germination. L'étude des coefficients de sursaturation et des énergies libres de surface a permis de calculer les rayons des germes critiques. Des hypothèses sur les modes de croissance ont été émises: la germination des couches élaborées avec les paramètres du groupe 1 se ferait selon le mode de croissance 2D-3D alors que la germination des couches élaborées avec les paramétres du groupe 2 se ferait selon le mode de croissance 3D. Les dépôts ont été caractérisés par diffraction X, RBS, XPS, mesure de résistivité, spectrocolorimétrie, rugosité de surface et comportement tribologique. Les dépôts obtenus sont stoechiométriques, cristallisés et texturés avec une orientation cristallographique 111 pour les dépôts du groupe 1 et 200 pour les dépôts du groupe 2. L'analyse des films par diffraction X a montré que le paramètre de maille des couches variait par rapport au paramètre théorique selon les groupes de paramètres et le procèdé utilisé. Les analyses chimiques ont révélé la présence d'oxygène à l'intérieur des couches probablement aux joints de grains et aux interfaces. Un rapprochement entre couleur des couches, paramètres de dépôt, procédé d'élaboration, défauts cristallographiques et rugosité de surface a été proposé.
