Book excerpt: (Al{sub y}Ga{sub 1-y}){sup 1-x}In(subscript x)P semiconductor alloys lattice-matched to GaAs are widely used in visible optoelectronic devices. One of the most recent developments in this area is the AlGaInP-based red vertical cavity surface emitting laser (VCSEL). These lasers, which employ AlGaInP active regions and AlGaAs distributed Bragg reflectors (DBRs), have demonstrated continuous-wave (CW) lasing over the 630--690 nm region of the spectrum. Applications for these lasers include plastic fiber data communications, laser printing and bar code scanning. In this paper, the authors present an overview of recent developments in the processing and performance of AlGaInP based VCSELs. This overview will include a review of the general heterostructure designs that have been employed, as well as the performance of lasers fabricated by both ion implantation and selective oxidation.

This program seeks to improve performance by flip-chip bonding for better heat sinking. This requires wafer fusion to gallium phosphide substrates. We also improve device efficiency by lateral oxidation. Lastly, we investigate alternative mirror combinations which are transparent to shorter wavelengths.

Modulators An array of VCSELs is packaged and characterized for use as a modulator for rapid-update pulse-shaping at GHz rates. The amplitude and phase modulation characteristics of an injection-locked VCSEL are simultaneously measured at GHz modulation rates. 2. Optical Frequency Comb Sources An actively mode-locked semiconductor laser was assembled, with a 12.5 GHz repetition rate, ~ 200 individually resolvable comblines directly out of the laser, and high frequency stability. In addition, optical frequency comb sources are generated by modulation of a single frequency laser. 3. High-resolution optical spectral demultiplexers The demultiplexers are implemented using bulk optics, and are used to spatially resolve individual optical comblines onto the modulator array. 4. Optical waveform measurement techniques Several techniques are used to measure generated waveforms, especially for spectral phase measurements, including multi-heterodyne phase retrieval. In addition, an architecture for discriminating between ultrashort encoded optical pulses with record high sensitivity is demonstrated.

Book excerpt: A temperature-insensitive vertical-cavity surface-emitting laser (VCSEL) and method for fabrication thereof. The temperature-insensitive VCSEL comprises a quantum-well active region within a resonant cavity, the active region having a gain spectrum with a high-order subband (n.gtoreq. 2) contribution thereto for broadening and flattening the gain spectrum, thereby substantially reducing any variation in operating characteristics of the VCSEL over a temperature range of interest. The method for forming the temperature-insensitive VCSEL comprises the steps of providing a substrate and forming a plurality of layers thereon for providing first and second distributed Bragg reflector (DBR) mirror stacks with an active region sandwiched therebetween, the active region including at least one quantum-well layer providing a gain spectrum having a high-order subband (n.gtoreq. 2) gain contribution, and the DBR mirror stacks having predetermined layer compositions and thicknesses for providing a cavity resonance within a predetermined wavelength range substantially overlapping the gain spectrum.

Book excerpt: The design of vertical cavity surface emitting lasers (VCSELs) requires an understanding of the many different optical parameters of these structures, and the optimization of VCSELs requires deep understanding of the optical processes occurring in the active regions of such lasers. In a series of MBE processes, active regions of VCSELs as well as whole VCSELs were grown. The active regions of the VCSEL structures were designed for lambda = 1000 nanometers and 980 nanometer emission. They consisted of a pair of distributed Bragg reflectors (DBRs) composed of Aluminum Arsenide (AlAs) and Gallium Arsenide (GaAs) quarter wavelength layers and cavities made of GaAs. The cavities contained one or several quantum wells (QWs) made of In(0.2)Ga(0.8)As. To optimize the optical characteristics of the active regions, several experimental methods were applied. The Bragg reflectors and the entire microcavities were investigated by optical reflectivity. For selective excitation of a QW in a cavity active layer, a Ti-sapphire tuneable laser was used. The fine tuning between the QW emission and the cavity Fabry-Perot resonance was investigated by photoluminescence at varying temperatures of the sample. For monitoring the temporal evolution of the luminescence from the active region of the laser, time-resolved spectroscopy was employed. The combination of many methods of optical investigation enabled the authors to conduct a comprehensive characterization of VCSELs and, consequently, an optimization of the whole laser structure.
