Book excerpt: In 2011, Böscke et al. reported the unexpected discovery of ferroelectric properties in hafnia based thin films, which has since initiated many further studies and revitalized research on the topic of ferroelectric memories. In spite of many efforts, the unveiling of the fundamentals behind this surprising discovery has proven rather challenging. In this work, the originally claimed Pca21 phase is experimentally proven to be the root of the ferroelectric properties and the nature of this ferroelectricity is classified in the frame of existing concepts of ferroelectric materials. Parameters to stabilize this polar phase are examined from a theoretical and fabrication point of view. With these very basic questions addressed, the application relevant electric field cycling behavior is studied. The results of first-order reversal curves, impedance spectroscopy, scanning transmission electron microscopy and piezoresponse force microscopy significantly advance the understanding of structural mechanisms underlying wake-up, fatigue and the novel phenomenon of split-up/merging of transient current peaks. The impact of field cycling behavior on applications like ferroelectric memories is highlighted and routes to optimize it are derived. These findings help to pave the road for a successful commercialization of hafnia based ferroelectrics.

Book excerpt: The purpose of this research has been to demonstrate the possibility of integrating piezoelectric, dielectric and ferroelectric- lead and barium based oxide thin films and PVDF polymer on flexible metal substrates for microelectronic applications. Investigations on the key processing parameters and properties relationship for lead zirconate titanate (PZT, 52D 8) and barium zirconate titanate (BZT, 35D 5) based thin films on Cu foils were performed and studied. The impact of the oxygen partial pressure on the electrical properties of PZT and BZT thin films during processing has been explored, and demonstrated that high quality films and interfaces can be achieved through control of the pO2 within a window predicted by thermodynamic stability considerations. It should be noted that the high temperature processing of barium based ferroelectric oxides can be processed on Cu foils in a wider window of pO2 compared to that of processing lead based ferroelectric oxides. Also, the high volatile nature of lead makes the processing of lead based ferroelectric oxides difficult. Considering these issues, this work shows the processing technique undertaken to achieve high quality barium and lead based oxide thin films on Cu foils. The demonstration has broad implications, opening up the possibility of the use of low cost, high conductivity copper electrodes for a range of Pb-based and Ba-based perovskite materials, including PZT films in embedded printed circuit board applications for capacitors, varactors, and sensors; multilayer PZT piezoelectric stacks; and multilayer lead magnesium niobate-lead titanate-based dielectric and electrostrictive devices. In the case of ferroelectric PZT films on Cu foil, the capacitors do not fatigue upon repeated switching like those with Pt noble metal electrodes. Instead they appear to be fatigue-resistant like ferroelectric capacitors with oxide electrodes. This may have implications for ferroelectric nonvolatile memories. The eff.

Book excerpt: Research on solution-derived ferroelectric thin-films and melt-derived ferroelectric glass-ceramics was conducted in parallel with considerable overlap in the compositions studied and the evaluations of the crystallization behavior, microstructural development, and resulting properties. Lead germane based ferroelectric thin films were developed with a room temperature pyroelectric coefficient over 90% of the single crystal value, and a pyroelectric figure of merit exceeding the highest reported value for oriented lead titanate films. New glass-ceramic compositions were developed based on the crystallization of ferroelectric phases of lead zirconate titanate and lead zinc niobate in lead borosilicate glass matrices. The compositions in glass powder form densified at temperatures less than 900 deg C by a combination of viscous and liquid phase sintering mechanisms. Crystallization of an interconnected microstructure of the ferroelectric phases was critical to produce ferroelectric properties, and allow electrical poling for piezoelectric and pyroelectric activity. This research demonstrates the feasibility of developing ferroelectric glass-ceramic compositions with low processing temperatures that utilize powder processing techniques, such as pressing, screen printing, or tape casting, and indicates the potential incorporation of these materials into multi-component microelectronic packages as sensors and actuators.
