Book Semiconductor Quantum Well Intermixing

Download or read book Semiconductor Quantum Well Intermixing written by J. T. Lie and published by CRC Press. This book was released on 2000-01-18 with total page 716 pages. Available in PDF, EPUB and Kindle. Book excerpt: Semiconductor Quantum Well Intermixing is an international collection of research results dealing with several aspects of the diffused quantum well (DFQW), ranging from Physics to materials and device applications. The material covered is the basic interdiffusion mechanisms of both cation and anion groups as well as the properties of band structure modifiations. Its comprehensive coverage of growth and pos-growth processing technologies along with its presentation of the various interesting and advanced features of the DFQW materials make this book an essential reference to the study of QW layer intermixing.

Download or read book Antimony based Type II Superlattice Infrared Photodetectors on Indium arsenide Substrates written by Daniel Y. Zuo and published by . This book was released on 2011 with total page pages. Available in PDF, EPUB and Kindle. Book excerpt: The wide variety of applications for mid- and far-infrared detection has spurred the study of cutting-edge technologies for use in the next genera- tion of detectors in place of the current systems, such as mercury cadmium telluride. While type-II superlattices over a number of advantages in design and material quality, theoretical predictions of their high performance have yet to be realized. This work concentrates on novel designs, fabrication, and characterization of type-II superlattice infrared detectors. In this work we present the first InAs/GaSb type-II superlattice photode- tectors grown on an InAs substrate via metal-organic chemical vapor depo- sition. The design and fabrication of the devices are detailed, along with several characterization processes, including low-temperature electron beam induced current (EBIC) to study structural defects. Through this work, the optical absorption of the undoped substrate was shown to be significantly lower than that of GaSb. The detectors have a cutoff wavelength (50% re- sponsivity) of 9.5 um at 78 K. Their R0A values are on the order of 10^-2 Ohm*cm2. The typical peak responsivity is 1.9 A/W, and the devices have a peak detectivity of 6.8 * 10^9 cm*Hz^1/2 /W at 78 K.

Book Characterization of Quantum Well Infrared Photodetectors by Analysis of Noise Spectral Density

Download or read book Characterization of Quantum Well Infrared Photodetectors by Analysis of Noise Spectral Density written by Lisa Kore and published by . This book was released on 2003 with total page pages. Available in PDF, EPUB and Kindle. Book excerpt: ABSTRACT: Three quantum well infrared photodetectors are characterized utilizing noise spectral density and current-voltage measurements taken at a variety of temperatures and biases. Though all devices were fabricated using the GaAs/InGaAs material system, each has a unique morphology. D1 had three different quantum wells per period and 20 periods. D2 had one type of quantum well and 10 periods. D3 had one type of quantum well, 5 periods, and asymmetric barriers. Measurement temperatures for D1 ranged between 80 K and 180 K with bias values for each temperature between zero and 35 mA. For D2 and D3 measurement temperatures ranged between 80 K and 125 K with bias values for each temperature between zero and 10 mA. Utilizing models for thermionic emission current and Fowler-Nordheim tunneling current the current-voltage characteristic of each device was compared with the theory. The thermionic emission model did well for all devices at low bias. The tunneling model did well for all devices at high bias. In the middle range of biases D1 was underestimated by the models, D3 was overestimated by the models, and D2 was modeled well by a sum of the two models.
