Book excerpt: Zinc oxide (ZnO) thin films have good electro-optical properties suitable for opto-electronic applications. The present study explains the deposition and characterization of n-type and p-type ZnO thin films by spray pyrolysis. The films were characterized by different methods to understand their structural, optical and electrical properties. Gallium was chosen as the impurity dopant in ZnO films to improve the electrical properties. The electrical conductivity, carrier concentration and mobility of Ga doped ZnO (GZO) films were highly improved in comparison to undoped ZnO films. The GZO films showed good optical transmittance in the visible region. The electrical and optical results suggest that the GZO films are suitable to use as a TCO in optoelectronic industries. The p-type ZnO thin films were successesfully realized using dual acceptor method. The Hall measurements and room temperature photolumiscence results were supported p-type nature of (Li, N): ZnO thin films.

Book excerpt: One-dimensional (1D) nanostructures (NSs) of Zinc Oxide (ZnO) such as nanorods (NRs) have recently attracted considerable research attention due to their potential for the development of optoelectronic devices such as ultraviolet (UV) photodetectors and light-emitting diodes (LEDs). The potential of ZnO NRs in all these applications, however, would require synthesis of high crystal quality ZnO NRs with precise control over the optical and electronic properties. It is known that the optical and electronic properties of ZnO NRs are mostly influenced by the presence of native (intrinsic) and impurities (extrinsic) defects. Therefore, understanding the nature of these intrinsic and extrinsic defects and their spatial distribution is critical for optimizing the optical and electronic properties of ZnO NRs. However, identifying the origin of such defects is a complicated matter, especially for NSs, where the information on anisotropy is usually lost due to the lack of coherent orientation. Thus, the aim of this thesis is towards the optimization of the lowtemperature solution-based synthesis of ZnO NRs for device applications. In this connection, we first started with investigating the effect of the precursor solution stirring durations on the deep level defects concentration and their spatial distribution along the ZnO NRs. Then, by choosing the optimal stirring time, we studied the influence of ZnO seeding layer precursor’s types, and its molar ratios on the density of interface defects. The findings of these investigations were used to demonstrate ZnO NRs-based heterojunction LEDs. The ability to tune the point defects along the NRs enabled us further to incorporate cobalt (Co) ions into the ZnO NRs crystal lattice, where these ions could occupy the vacancies or interstitial defects through substitutional or interstitial doping. Following this, high crystal quality vertically welloriented ZnO NRs have been demonstrated by incorporating a small amount of Co into the ZnO crystal lattice. Finally, the influence of Co ions incorporation on the reduction of core-defects (CDs) in ZnO NRs was systematically examined using electron paramagnetic resonance (EPR).

The application included photodegradation of m-, o- and p-cresol that was carried out under UV and visible irradiation at room temperature, atmospheric pressure, and different PH by batch photoreactors. The intermediates were identified by UPLC and mineralization was confirmed by TOC measurement. As a result, 1%wt Mn-doped ZnO with lower particles size, higher surface area, high cresols adsorption, lower agglomerate, appropriate band gap and higher photodegradation ability than other % of Mn-doped ZnO is the best photocatalyst that may enhance the photocatalyst activity of ZnO under visible light. "

Book excerpt: Recently, a significant effort has been devoted to the investigation of ZnO as a suitable semiconductor for UV light-emitting diodes, lasers, and detectors and hetero-substrates for GaN. Research is driven not only by the technological requirements of state-of-the-art applications but also by the lack of a fundamental understanding of growth processes, the role of intrinsic defects and dopants, and the properties of hydrogen. The NATO Advanced Research Workshop on “Zinc oxide as a material for micro- and optoelectronic applications”, held from June 23 to June 25 2004 in St. Petersburg, Russia, was organized accordingly and started with the growth of ZnO. A variety of growth methods for bulk and layer growth were discussed. These techniques comprised growth methods such as closed space vapor transport (CSVT), metal-organic chemical vapor deposition, reactive ion sputtering, and pulsed laser deposition. From a structural point of view using these growth techniques ZnO can be fabricated ranging from single crystalline bulk material to polycrystalline ZnO and nanowhiskers. A major aspect of the ZnO growth is doping. n-type doping is relatively easy to accomplish with elements such al Al or Ga. At room temperature single crystal ZnO exhibits a resistivity of about 0. 3 -cm, an electron mobility of 2 17 -3 225 cm /Vs, and a carrier concentration of 10 cm . In n-type ZnO two shallow donors are observable with activation energies of 30 – 40 meV and 60 – 70 meV.

Book excerpt: It is very important to find new methods for improving the properties of nanostructured materials that can be used to replace the highly expensive and complicated techniques of fabricating ZnO nano-powders for solar cell applications. Pneumatic spray pyrolysis method offers a relatively inexpensive way of fabricating ZnO nanomaterials of controllable morphology, good crystallinity and uniform size distribution, which makes it a good candidate for the production of ZnO nanoparticles. Additionally, it has the advantage of producing ZnO NPs in one step directly on the substrate without the need for other wet chemistry processes like purification, drying and calcination. To that end, the present study emphasizes more on the design and optimization of spray pyrolysis system as well as on the pneumatic spray pyrolysis conditions for the production of carbon-doped ZnO nanoparticles. The un-doped and carbon-doped ZnO NPs were prepared using pneumatic spray pyrolysis employing zinc acetate as a precursor solution and tetrabutylammonium as a dopant. The fabricated un-doped and C-ZnO NPs were characterized for their morphological, structural and optical properties using SEMEDX, XRD and DRS. SEM analysis has revealed that the fabricated un-doped and C-ZnO NPs have spherical shape with mesoporous morphology. The cross-sectional SEM has also revealed that the film thickness changes with increasing dopant concentration from 0.31 to 0.41¬†Œom at higher concentrations. Moreover, the EDX spectra have confirmed the presence of Zn and O atoms in the PSP-synthesized ZnO NPs. XRD analysis of both un-doped and C-ZnO has revealed the peaks belonging to hexagonal Wurtzite structure of ZnO. Additionally, the DRS has revealed a decrease in energy band gap of the synthesized ZnO NPs, with the increase in carbon dopant level.

Summary of the research accomplishments duration the total duration 31 August 2001 - Sept. 1/2005 is presented. C- axis oriented ZnO films and nano rods have been grown by rf sputtering and pulse laser deposition (PLD). Thin films of Znl-xMgxO, Znl-xAlxO, and magnetic ion substituted ZnMO (M= Co, Mn, Fe, Gd) have been investigated. ZnO, ZnCoO, ZnMnO nano-particles have been synthesized which clearly showed quantum confinement effect. MgO/ZnO multilayer and ZnAlO films deposited by PLD showed c-axis growth and wide band gap above -6 eV), which is suitable for UV detectors. Mn, Co, and Fe substituted ZnO and ZnS show nearly similar optical behavior, but ZnMnO showed magnetic behavior by SQUID at 5 K. ZnO films could not be doped p-type by rf sputtering, probably due to very high ionization energy required for nitrogen as p-dopant.
