Nous touchons actuellement aux limites physiques des couches de silice, alors que les matériaux susceptibles de remplacer la silice ne sont toujours pas opérationnels, il est donc capital de mettre en évidence et de caractériser les processus de dégradation mis en jeu lors de l'utilisation même des composants. Sur des structures MOS d'épaisseur d'oxyde inférieure à 3nm, nous avons suivi la dégradation du courant de fuite de grille (LVSILC) et de l'interface Si/SiO2, sous différentes contraintes électriques. A partir de nos résultats, nous avons montré que l'augmentation du LVSILC n'était pas due simplement à l'augmentation des états d'interface mais qu'il pouvait y avoir une contribution de pièges dans l'oxyde, induit par la libération d'espèces hydrogénées dans le volume de l'oxyde.

On connaît bien les constantes thermochimiques du monoxyde de silicium gazeux, qui ont été determinées par analyse de son spectre de bandes et il faut bien avouer que si cette connaissance manquait, ce que l'on saurait sur le monoxyde de silicium se réduirait à fort peu de choses. L'étude de ce composé met ainsi fort bien en évidence à quel point la chimie minérale moderne est tributaire de la chimie-physique.
