Le transistor MOSFET, étant le composé principal de ce système, peut permettre cela en améliorant ces performances. Le matériaux III-V présente un intérêt à être appliqué au transistor MOSFET en considérant ses propres propriétés tel la haute vitesse thermique d’électron, la haute vitesse de saturation, la faible bande interdite. D'aussi hautes performances de transistor avec de basse consommation d'énergie peut être envisagé grâce au MOSFET III-V. Des technologies de fabrication de MOSFET In0.53Ga0.47As ont été développées avec ces mesures statiques et dynamiques. Un IdMAX=180mA/mm, gmMAX=110mS/mm, fT=150GHz, et fMAX=47GHz ont été obtenus pour un transistor de longueur de grille de 50nm. Différentes voies d’amélioration ont été étudiées y compris le procédé gate-last comparé au gate-first, l’effet PDA, et l’effet PPA. Le procédé gate-last démontre moins de dégradation de l’oxyde avec de meilleures performances que gate-first. PDA n’a pas d'effet important sur les performances du transistor. PPA a démontré un effet de passivation de certains défauts dans l’oxyde et dans l’interface. Des structures alternatives ont été étudiées comme la structure MOSHEMT de maille adapté et pseudomorphique, montrant de meilleures performances avec une IdMAX=300mA/mm, gmMAX=200mS/mm, fT=200GHz et fMAX=50GHz pour un transistor de longueur de grille de 100nm. Ces performances DC sont loin de l’état de l’art, tandis que les performances RF sont parmi les meilleures. La perspective de ce travail est d’améliorer la qualité d’oxyde en baissant le budget thermique et aussi d'utilier de prometteuses strucutres comme MOS-COMB (la structure MOS-Thin body avec couche barrière entre l’oxyde et le semiconducteur). La structure MOSFET InAs de haute performance pourrait aussi être envisagé en réduisant le budget thermique au cours de la fabrication.

Book excerpt: La réduction de la puissance consommée des transistors à effet de champ (MOSFETs) est un challenge pour le futur de la nanoélectronique. En 2025, l'Agence Internationale de l'Énergie (AIE) estime qu'il y aura environ 50 milliard d'objets autonomes et nomades nécessitant alors une faible puissance consommée. L'apparition de nouveaux dispositifs tels que les transistors à effet tunnel (TFETs) ou les transistors à ionisation par impact (I MOSFETs) permettra potentiellement de réduire la puissance consommée de ces objets. Dans ce travail de thèse, nous avons étudié pour la première fois le transistor à ionisation par impact à base de matériaux III V des filières arséniée et antimoniée. La structure pin, composant principal du I MOSFET, est tout d'abord étudiée. L'ensemble des briques technologiques des I MOSFET a ensuite été développé, et en particulier l'interface entre l'oxyde et le semiconducteur III-V qui a été optimisée par un traitement innovant par plasma d'oxygène (O2). Ce traitement a montré une amélioration de la qualité de l'interface oxyde/semiconducteur conduisant à une commande des charges beaucoup plus efficace. Pour finir, nous avons montré les études, fabrications et caractérisations d'un transistor à effet tunnel InGaAs et d'un I MOSFET GaSb présentant une architecture verticale où la grille est auto-alignée.

Book excerpt: Un système autonome est composé d’une interface capteur, d’un contrôleur numérique, d’une interface de communication et d’une source d’énergie et sa consommation doit être inférieure à environ 100 microW. Pour réduire la consommation de puissance, des nouveaux composants, les Green Transistor ont fait leur apparition sous différentes topologies, modes de fonctionnement et matériaux alternatifs au silicium. L’interface de communication est composée d’un transistor possédant de grandes performances électriques sous faible alimentation. Les topologies retenues sont le transistor à haute mobilité électronique (HEMT) et le transistor à effet de champ métal/oxyde/semi-conducteur (MOSFET) et seuls les matériaux de la filière III-V à faible énergie de bande interdite, faible masse effective et grande mobilité électronique devraient permettre d’atteindre ces objectifs. Des technologies de HEMTs antimoniés AlSb/InAs ainsi que des MOSFETs InGaAs ont été développées. Les mesures de transistors HEMTs AlSb/InAs ont montré des performances au dessus de 100GHz à 10mW/mm à température ambiante et cryogénique et nous pouvons espérer des transistors où 1mW/mm à 10GHz. Or, les courants de grille importants et la conservation d’un rapport d’aspect élevé dans une structure HEMT limitent la réduction du facteur de mérite puissance-fréquence. Ainsi, la technologie de transistors de type MOS InGaAs a été caractérisée durant ces travaux et les résultats dynamiques sont prometteurs (fT =120GHz, Lg=200nm) même si le processus de fabrication n’est pas complètement optimisé. Une perspective de ce travail est l’utilisation de matériaux antimoines pour la réalisation de MOSFET ultra faible consommation.

Book excerpt: Scaling the size of CMOS circuits to extremely small dimensions gets the semiconductor industry to a point where its cornerstone, Silicon-based MOSFET starts to suffer a poor power efficiency. In the quest for alternative solutions cannot be omitted a concept of III-V MOSFET. Its outstanding transport properties hold a promise of reduced CMOS supply voltage without compromising the performance. This can path a way not only to the smaller, greener electronics but also to more co-integrated RF and CMOS electronics. In this context, we present fabrication and characterization of Ultra-Thin body InAs MOSFETs and InAs FinFET. Synergy of a deeply scaled gate length, low access resistance and a high mobility of InAs channel enabled to obtain impressively high drain currents (IMAX=2000mA/mm for LG=25nm). Equally, the introduction of Ultra-Thin body and FinFET channel design provides an improved electrostatic control. A specific feature of the process presented in this work is a fabrication of contacts and channel by localized molecular beam epitaxy MBE epitaxy.
