Exploitation of these properties of diamond needs the development of heteroepitaxial diamond growth process on traditional substrates such as Silicon and Silicon Carbide. Bias enhanced nucleation (BEN) followed by Plasma Enhanced Chemical vapor Deposition (PECVD) has been recognized as a promising route to achieve this goal. However, the BEN process for heteroepitaxy and its mechanism is not well understood. In this study, a system is designed and fabricated to enable the application of bias during diamond deposition in an ASTEX PECVD system, and heteroepitaxial diamond films are grown. The evolution of the oriented diamond film and its microstructure is studied by SEM, TEM, and XRD techniques revealing the formation of misoriented grains, extensive twinning and low angle grain boundaries. The effect of the BEN process conditions on the degree of orientation is investigated. It is observed that the orientation of the films improved at lower bias durations, methane flow rates and bias voltages. TEM images of the nucleation layer are analyzed, and the changes in the nucleation layer grain structure with process parameters are studied. Significant variation in the microstructure and grain size from an average of about 560 nm to about 10 nm is observed with change in process conditions. The BEN process is investigated and the nature of the deposit forming during this step is revealed using SEM, TEM and Raman spectroscopy to be predominantly a nanocrystalline diamond film along with rhombohedral and amorphous carbon. A simple model based on the formation of a nanocrystalline diamond particles during BEN, followed by their growth and coalescence under the plasma is proposed to describe the oriented film formation. The variations in microstructures and orientation are correlated with the process conditions under which they are formed.

Book excerpt: Diamond thin films are envisioned for a wide variety of applications due to the unique chemical, mechanical, electrical, and optical properties of this material. However, deposition limitations currently prevent the realization of many of these applications. The nucleation of diamond is one critical limitation which severely restricts the use of diamond films for emerging technologies. The nucleation process dictates the structure and morphology of the diamond thin films; therefore, nucleation ultimately affects a wide range of film properties including adhesion, strength, thermal and electrical conductivity, and optical transmissivity. Without specific pretreatments to overcome nucleation problems, heterogeneous diamond nucleation is inadequate for use in most applications. Therefore, several techniques for improving diamond nucleation were investigated in this thesis to improve the understanding of this critical aspect of diamond technology. Thin carbon films with varied structure proved ineffective for nucleation enhancement. Scratching/abrasion of substrates with diamond powder significantly enhanced nucleation, however, associated with this technique are a number of disadvantages. Ion assisted nucleation, also called bias enhanced nucleation, is a promising in situ technique for diamond nucleation densities in excess of 10(exp 10) cm-2. In this process a negative bias is applied to the substrate in a microwave plasma chemical vapor deposition (MPCVD) system. The bombardment of the substrate by energetic carbon ions during the bias pretreatment controls the nucleation. A critical bias voltage is required for significant nucleation enhancement and the process is relatively independent of temperature and carbon concentration over specific ranges.

However, depositing films with the desired morphology is hindered by the difficulty in controlling the nucleation process. A popular method of enhancing the nucleation rate and density is to abrade the substrate with diamond powder before deposition. Although effective, this procedure is difficult to analyze since it may leave residual powder, may introduce damage, and may modify the surface topography. In order to separate these effects, we have studied the nucleation on chemically etched silicon substrates. Our results show that the majority of nucleation events occur on protruding surface features.

This unique position makes it a fascinating subject both for science and for applications. This has been particularly true in recent years, since the surprising discovery at Union Carbide (1953) of the possibility of chemical vapour deposition of diamond films at low pressures, where diamond is metastable with respect to graphite. This discovery cleared the way to the development of economical deposition techniques that have been obtaining progressively better-quality diamond, both pure and doped, in a controlled way and for a variety of applications. The remarkable properties and applications range from mechanical (the extreme hardness, tensile and compressive strength, wear performance) to thermal (the highest conductivity), optical (wide range of transparency), chemical (inertness to most chemicals), biological (biocompatibility) and electronic (high electronic carrier mobility, large band gap and dielectric breakdown strength, negative electron affinity), with the simultaneous presence of so many extraordinary qualities often resulting in added value for a given application.We are presently at a turning point in the development of diamond physics and applications. While some achievements can be considered well established, on the other hand, new opportunities and challenges are facing the scientific community, particularly with regard to novel exciting deposition processes and techniques or new properties and applications in electronics. This Enrico Fermi Course on "The Physics of Diamond" is particularly focused on the new developments and prospects, which may well constitute a reference point for a new generation of scientists at what may possibly be the beginning of a new age in diamond. The course attracted several of the most distinguished experts in the field as lecturers and an audience of almost as distinguished students and observers from 19 countries. Participation and discussions were lively to the very last day, ranging from traditional diamond physics to new diamond physics, and from well-known applications to the new exciting opportunities.The material in this volume is organized in the following way: the first part (13 lectures) is essentially devoted to growth and structure, the second part to properties and applications, with a closing lecture exploring new exotic diamonds in the distant future. The earlier lectures extensively cover the many processes of plasma chemical vapour deposition, including advanced contributions in theoretical modelling of these processes. Novel deposition mechanisms are considered: low-temperature CVD and laser-activated processes, including the so-called QQC experiments. This first part closes with a discussion of amorphous phases. In the second part, particular emphasis is placed on electronic properties and applications. This includes an extensive discussion of doping and, in addition, the promising perspectives of diamond as an electron emitter. Its newly discovered remarkable electron affinity properties lead to a new dimension in research and development, of great strategical importance for an increasing role of diamond in electronics.
