Book excerpt: Tunnel-diode circuits are investigated theoretically as a source of high-speed current pulses capable of switching thin film memories in the order of tens of millimicroseconds. Break-point models of the characteristic curve are constructed and piecewise linear analysis is used to predict and extrapolate experimental results. Three basic circuits were chosen as drivers for various load forms and levels. These were tried in the laboratory and results are given. Each of these circuits utilized a novel quick-recovery feature which was responsible for about one-half to two-thirds of the sum of the diode peak currents necessary for a given load current. The recovery time was made equal to the pulse width, which was 20 millimicroseconds. The triggering delay time was approximately one-half the pulse width for all three circuits. It was concluded that tunnel diodes can be used to drive thin magnetic films in strip lines at the speed desired. (Author).

Book excerpt: As a step toward obtaining a procedure for modeling randomness occurring in electronic switching circuits, the switching randomness, or jitter, arising in a tunnel-diode switch was investigated. Distributions of the switching time were measured for a tunnel-diode switching circuit that was driven by a slowly rising current ramp. A model was deduced from these measurements which relates the statistics of the jitter to the slope of the input ramp, the load resistance, and the tunnel-diode characteristics in the vicinity of the current peak; the amount of shot noise, junction capacitance, and i-v relation curvature. For switching in the reverse direction -- from the valley of the i-v relation back to the initial state -- the switching randomness involves a different mechanism. Another model is presented for this case. This model relates the jitter to the 1/f noise that predominates in the valley region of the tunnel diode.

Methods of obtaining maximum speed tunnel diode circuits may be classified into two groups. One method is that a circuit is designed as a lumped constant circuit originally and, after that, these lumped constant elements are replaced by distributed circuits, if necessary. The other method is that the characteristics of distributed circuitry are used positively and the circuits are designed as distributed circuits from the beginning. The latter method seems to have more difficulties and more possibilities for maximum speed circuits than the former. The former method is used in this report. The linear analysis of resistive networks which include negative resistance elements such as a tunnel diode, are mentioned in Part I. In Part II, the tunnel diode-transistor hybrid logical and switching circuits are mentioned as one example of the application of the theories which are described in Part I. The operating speeds of the hybrid circuits do not seem to be as high as those of all tunnel diode circuits, but they are much more easily designed and more practical in a large digital system. Book excerpt: A set of logically flexible digital building blocks capable of implementing various logic functions with delays of less than one nanosecond was developed and fabricated in microcircuit form. The set consists of two basic types of circuit modules; with these, all conceivable digital system logic functions can be implemented. Tunnel junction diodes and silicon transistors provide gating functions, and a universal amplifier circuit module reshapes signal waveforms, restores amplitudes, and stores signals (flip-flop operations). Subnanosecond switching time is achieved by the effective utilization of a tunnel diode transistor circuit and hybrid integration techniques for microcircuit fabrication. The circuit provides the following characteristics: (1) low power delay time product (efficient switching); (2) effective noise immunity; (3) well-defined temperature invariant transfer characteristics; (4) relaxed component tolerances as compared to other tunnel diode logic circuits; (5) high fan-in and fan-out ratios; and (6) capability of performing all logical functions with two basic circuit configurations. The circuits were developed primarily for a high-speed digital system operated at a 100- to 200Mcps clock rate with a low impedance transmission line signal distribution scheme. Analysis of the circuit, optimization of the circuit characteristics, fabrication techniques of the circuit modules, and experimental results in a high-speed digital system are discussed. (Author).

Book excerpt: It has been observed that when low capacitance tunnel diodes are switched very rapidly from the low voltage to the high voltage state, a higher output voltage is obtained than would be predicted from the static V-I characteristic of the diode. This indicates that the diode does not have good limiting properties in the thermal region. As a result, an attempt was made to verify the existence of this phenomenon and to obtain quantitative data. Observations of the transient response of tunnel diodes during high speed (1 nanosecond) switching are discussed with special attention to the lack of limiting. Techniques for measuring diode characteristics are presented. Rise time measurements performed on tunnel diodes and on an analog circuit are discussed. (Author).
