Book excerpt: Ce travail a porté sur l'étude des mécanismes de purification du silicium par plasma inductif oxygène en présence d'un laitier fluore sous polarisation. Nous avons focalisé notre travail sur l'élimination du bore et du phosphore qui sont les deux principaux dopants du silicium. La première partie de cette étude a consisté à établir et comparer les diagrammes thermochimiques de stabilité des composés du bore et du phosphore en présence de Baf#2, Caf#2 et Mgf#2. Nous avons conclu qu'en présence de fluor et d'oxygène le bore était éliminé sous forme d'un composé volatil: bof. Nous avons pu déduire que Baf#2 est le meilleur laitier pour l'élimination du bore. Nous avons également mis en évidence la nécessité d'imposer un potentiel au matériau au cours du traitement. La seconde partie de ce travail a consisté à suivre l'élimination du bore au cours du traitement par spectroscopie d'émission en ligne. Nous avons alors pu confirmer que Baf#2 permettait l'élimination du bore la plus importante. De plus, l'imposition d'un potentiel anodique augmente l'évaporation du bore. Nous avons déduit que la polarisation anodique stabilise les espèces clés des mécanismes de purification: les anions O#2# et F#. L'efficacité du laitier fluore a également été mise en évidence dans le cas de l'élimination du phosphore. La stabilisation de l'anion O#2# permet la formation dans la goutte liquide d'oxydes volatiles du phosphore (P#4o#6, Po#2) dont l'évaporation s'ajoute a celle du phosphore gazeux. Enfin, nous avons procédé a l'étude physico-chimique du matériau après traitement. nous avons déterminé que la présence de Baf#2 augmente la ségrégation des impuretés aux joints de grain et abaisse la viscosité de la goutte liquide, ce qui augmente la taille de l'interface plasma-bain liquide et donc l'efficacité du traitement. L'analyse du matériau après traitement (ICP, ESCA) a permis de confirmer les conclusions obtenues

Book excerpt: Ce travail de thèse porte sur un procédé plasma de purification de silicium pour usages photovoltaïque. Il est appliqué à deux types de matériaux : du silicium d'origine métallurgique et des produits de recyclage des boues de sciage des lingots et des plaquettes de la filière photovoltaïque. Les boues de sciage des plaquettes sont essentiellement constituées de liquide de coupe, de particules de SiC (abrasif), de microparticules de silicium et de microparticules de fer provenant du fil de découpe. Le silicium de ces boues est un silicium de haute pureté, qui est déjà de qualité photovoltaïque. Il peut représenter jusqu'`a 60 % du poids initial du lingot. Le procédé objet du projet comporte une phase de séparation du SiC par centrifugation, suivi d'une phase d'élimination chimique du fer, puis d'un traitement par plasma réactif pour l'élimination du SiC résiduel. Ce travail porte sur cette dernière phase. Un traitement plus complexe que celui initialement prévu a été rendu nécessaire par l'existence dans les boues de sciage de particules de SiC provenant du bris des grains de l'abrasif initial. La séparation du SiC étant incomplète, le traitement par plasma a dû éliminer des quantités beaucoup plus importantes qu'initialement prévu. Cela a nécessité une modification importante du procédé initial, et la mise au point de phase de pré-traitement destiné à rendre exploitable par le plasma le produit issu de la séparation. Ce travail combine études théoriques, modélisations numériques et expérimentation. La modélisation thermodynamique permet de déterminer les meilleures conditions d'élimination des polluants (gaz réactifs adaptés, débits, températures, pressions) tandis que la modélisation du brassage électromagnétique mesure l'efficacité du renouvellement de la surface du bain liquide au cours du traitement.

Book excerpt: L'objectif de l'étude est de montrer l'influence de la polarisation de l'échantillon de silicium métallurgique (pureté de 99%), pendant son traitement plasma, sur les processus d'élimination de ses impuretés. L'échantillon de silicium est fondu sous plasma d'argon (P=17kW) puis, une fois liquide, un potentiel lui est imposé par l'intermédiaire de son substrat de graphite. Deux techniques d'analyse ont été développées pour le contrôle du procédé. La phase plasma est analysée à l'interface plasma-silicium liquide par OES afin de suivre la cinétique d'élimination des impuretés. La composition des échantillons avant et après traitement est, elle, caractérisée par LIBS. Ces deux méthodes de spectroscopie ont permis de démontrer l'influence du potentiel imposé sur les cinétiques d'évaporation des impuretés. Les résultats obtenus ont montré que les processus d'extraction des impuretés de type métallique étaient gouvernés par des réactions électrochimiques à l'interface plasma-silicium liquide.

Nous avons étudié l’effet simultané de la polarisation et de la composition du plasma sur les processus d’élimination des impuretés. Le suivi en ligne de la purification est effectué par Spectroscopie Optique d’Emission, ce qui permet de comprendre les processus de transfert de matière entre le silicium et le plasma. La composition avant et après traitement des échantillons de silicium, est quant à elle déterminée par LIBS et ICP. Ces trois méthodes basées sur la spectroscopie d’émission ont permis d’établir le rôle de la polarisation et de la composition du plasma sur l’élimination des impuretés. Ainsi, nous avons montré que les cinétiques d’élimination des impuretés métalliques étaient améliorées par l’application d’un potentiel anodique sur l’échantillon avec un traitement sous plasma composé de préférence d’argon pur exclusivement. En revanche, le potentiel électrique n’influe pas de façon sensible sur les cinétiques d’élimination du bore. Seule l’introduction simultanée d’hydrogène et d’oxygène permet de l’augmenter significativement. Par ailleurs, les analyses d’exodiffusion du deutérium ont permis de montrer l’effet du potentiel électrique sur le dopage du silicium par l’hydrogène. L’étude de l’interaction des impuretés avec leur environnement nous conduit à proposer un mécanisme chimique et électrochimique d’élimination des impuretés du bain de silicium fondu.
