Book excerpt: Ce travail est consacré à la modélisation des photodétecteurs métal-semiconducteur-métal (msm) AlInAs/GaInAs et GaAs adaptés à la détection aux grandes et courtes longueurs d'onde respectivement, pour l'étude de la réponse fréquentielle en régime de petits signaux, et l'étude de la réponse électrique non-linéaire en régime de grands signaux. Nous rappelons tout d'abord quelques généralités sur la photodétection et sur le choix des matériaux utilisés pour la réalisation des photodiodes en général et des msm en particulier. Ensuite, nous présentons un modèle physique bidimensionnel fondé sur l'équation de poisson, les equations de continuité, et les équations de courant. Ce modèle introduit le caractère bidimensionnel que présente le msm. Pour valider notre étude, ces résultats théoriques sont confrontés à un certain nombre de résultats expérimentaux obtenus sur des msm fabriqués au laboratoire sur AlInAs/GaInAs. Une fois le modèle validé, il est appliqué à l'étude du comportement dynamique de la photodiode msm en fonction des paramètres de structure et des caractéristiques du matériau choisi. Deux types de filieres seront envisagées : GaAs et InP, correspondant à des transmissions optiques aux longueurs d'onde 0.8 m et 1.3 m ou 1.55 m. Nous étudions trois types différents d'éclairement, éclairement par dessus, éclairement par dessous, et éclairement par guide optique. Le modèle a ensuite servi à l'étude de la réponse électrique non-linéaire de la photodiode msm en régime de grands signaux et l'influence de la tension de polarisation sur cette réponse. Enfin, nous présentons une comparaison entre la réponse électrique non-linéaire des photodiodes pin et msm.

Le premier et le deuxième chapitre, sont consacrés à l'étude de deux types de photodétecteurs: la photodiode pin et le photodétecteur métal-semiconducteur-métal (msm). Nous développons des modèles numériques permettant d'étudier leurs comportements dynamiques. Une confrontation théorie-expérience est présentée à la fin de chaque chapitre. Le troisième chapitre, est consacré à étudier l'association d'un photodétecteur et d'un transistor à effet de champ, par l'intermédiaire d'une inductance: c'est le photorécepteur résonant. Il permet, par un effet de résonance, d'améliorer la sensibilité d'une tête optique dans une bande passante donnée. Une vérification expérimentale sur un circuit en technologie hybride est présentée à la fin du chapitre. La réalisation du photorécepteur résonant série integré monolithiquement fait l'objet du quatrième chapitre. Dans un premier temps, nous étudions de nouvelles technologies pour la réalisation d'un photodétecteur m.s.m. adapté aux grandes longueurs d'ondes. Ensuite nous présentons la réalisation du photorécepteur. Dans la dernière partie, nous donnons un ensemble de résultats expérimentaux obtenus par la caractérisation du dispositif

Book excerpt: The book is a history of Molecular Beam Epitaxy (MBE) as applied to the growth of semiconductor thin films (note that it does not cover the subject of metal thin films). It begins by examining the origins of MBE, first of all looking at the nature of molecular beams and considering their application to fundamental physics, to the development of nuclear magnetic resonance and to the invention of the microwave MASER. It shows how molecular beams of silane (SiH4) were used to study the nucleation of silicon films on a silicon substrate and how such studies were extended to compound semiconductors such as GaAs. From such surface studies in ultra-high vacuum the technique developed into a method of growing high quality single crystal films of a wide range of semiconductors. Comparing this with earlier evaporation methods of deposition and with other epitaxial deposition methods such as liquid phase and vapour phase epitaxy (LPE and VPE). The text describes the development of MBE machines from the early 'home-made' variety to that of commercial equipment and show how MBE was gradually refined to produce high quality films with atomic dimensions. This was much aided by the use of various in-situ surface analysis techniques, such as reflection high energy electron diffraction (RHEED) and mass spectrometry, a feature unique to MBE. It looks at various modified versions of the basic MBE process, then proceed to describe their application to the growth of so-called 'low-dimensional structures' (LDS) based on ultra-thin heterostructure films with thickness of order a few molecular monolayers. Further chapters cover the growth of a wide range of different compounds and describe their application to fundamental physics and to the fabrication of electronic and opto-electronic devices. The authors study the historical development of all these aspects and emphasise both the (often unexpected) manner of their discovery and development and the unique features which MBE brings to the growth of extremely complex structures with monolayer accuracy.

The grating formula (which pre dicts the diffraction angles for a given angle of incidence) was established, exper imentally verified, and intensively used as a source for textbook problems. Indeed those grating properties, we can call optical properties, were taught'in a satisfac tory manner and the students were able to clearly understand the diffraction and dispersion of light by gratings. On the other hand, little was said about the "energy properties", i. e. , about the prediction of efficiencies. Of course, the existence of the blaze effect was pointed out, but very frequently nothing else was taught about the efficiency curves. At most a good student had to know that, for an eche lette grating, the efficiency in a given order can approach unity insofar as the diffracted wave vector can be deduced from the incident one by a specular reflexion on the large facet. Actually this rule of thumb was generally sufficient to make good use of the optical gratings available about thirty years ago. Thanks to the spectacular improvements in grating manufacture after the end of the second world war, it became possible to obtain very good gratings with more and more lines per mm. Nowadays, in gratings used in the visible region, a spacing small er than half a micron is common.
