Book excerpt: Rare earth doped semiconductors offer the possibility of electrically pumped, efficient, and inexpensive integrated optical amplifiers and CW sources for use in optical communications systems. This final report discusses research into Er doped GaN and Si materials. Cathodoluminescence (CL) measurements have yielded strong Er3+ luminescence in Er and Oxygen implanted GaN films on sapphire and Er and 0 in sapphire. Multiple spectral peaks from the IR, through the visible, and into the near UV have been identified as atomic 4f shell transitions from the Er in sapphire. Photoluminescence (PL) using an Argon laser (514 nm) on one GaN:Er:O sample showed weaker luminescence at 1540 nm. The CL temperature dependence of the 1540 nm peak was found to drop by only a few percent from 6 K to 300 K in the GaN:Er:O. The intensity dropped to 25% of the 6 K value at 380 K. Refractive index measurements of some GaN:Er samples are also presented. Various Er-doped Si samples were studied. Some were implanted with Er while the others were grown epitaxially using chemical vapor deposition. PL of these samples was seen using an 80 mW 980 nm laser diode. (MM).

Available in PDF, EPUB and Kindle. Book excerpt: We present results on the development of integrated erbium-doped aluminum oxide lasers on a silicon photonics platform. A key achievement in this work is a scalable laser design for high output power and ultra-narrow linewidth performance. Using a novel wavelength-insensitive design, a CMOS compatible waveguide structure is proposed to achieve high confinement factor and intensity overlap for both the pump (980 nm) and signal (1550 nm) wavelengths. Laser operation in the C- and L- bands of the erbium gain spectrum is obtained with both a distributed Bragg reflector and a distributed feedback structure. We demonstrate power scaling with output power greater than 75 mW and obtain an ultra-narrow linewidth of 5.3 t 0.3 kHz. We investigate the influence of gain film thickness uniformity in distributed feedback laser performance and show a compensation scheme based on a curved cavity design. We then consider the application in optical communications by demonstrating a multiwavelength cascaded laser to generate wavelength division multiplexing (WDM) light sources. Finally, we propose an integration scheme of laser in full silicon photonics platform by using an erbium trench. The approach is alignment free and allows the erbium-doped film deposition to be the last backend process, providing a pathway to a scalable CMOS compatible laser device.

Book excerpt: The most significant accomplishments in this project are: (a) the demonstration of optically pumped silicon based light emitters utilizing colloidal PbSe QD which are inserted in PC microcavities for efficient coupling. Enhancements of spontaneous emission with a linewidth of-2.0 run, corresponding to a cavity Q factor of 775, is observed at 1550 nm at room temperature; (b) an electrically injected silicon based light source using PbSe QDs, which are more compact and versatile. With a current density of 113 mA/cm2, a resonance at X=1669 nm having a linewidth of 4nm is observed, which corresponds to a cavity Q factor of-420. This nanoscale light source based on silicon, which is capable of being fabricated on CMOS chips, is of interest as a practical technology for optical interconnects in silicon photonics; (c) the demonstration of possibility of surface Plasmon enabled nanolaser with round-trip gain in the sense that the transmission in the waveguide increases as the pumping power increases.

Book excerpt: The advantages of shrinking the cavity of a semiconductor laser to volumes on the order of the wavelength of light and below were realized more than 20 years ago. Within the last decade there has been extensive work developing techniques for confining light in nanoscale cavities such as photonic crystals and plasmonics. It is now considered relatively easy to demonstrate semiconductor nanocavity lasers where greater than 10% of the spontaneous emission is coupled to the laser mode, and researchers have recently been able to demonstrate nanolasers where the active volume consists of a single quantum dot. It has been predicted that these lasers will open up many applications such as on-chip optical interconnects, optical computing, photonic integrated circuits, high sensitivity optical sensors, in addition to novel physics. Before the work described in this thesis, the performance of optically pumped nanolasers was orders of magnitude better than electrically pumped devices due to the difficulty of efficient electrical pumping of nanoscale optical cavities. The main result of this thesis is the development of a practical and efficient way to electrically pump photonic crystal nanocavity lasers and other photonic crystal nanocavity devices (modulators, resonant cavity LEDs etc). Using this technique we were able to demonstrate a laser with a threshold of only 181nA at 50K, the lowest threshold ever observed in any type of electrically pumped laser. The design shows great promise for high speed operation, and we experimentally show that quantum dot photonic crystal lasers can achieve modulation rates of 30GHz and study the factors limiting the maximum modulation rate.

Book excerpt: This project involves the physics of luminescence of erbium (Er) in silicon (Si), with the goal of an electrically pumped Si laser operating at 1550 nm. The AASERT grant funds one graduate student, Mr. Bruce Willner. A liquid nitrogen cooled luminescence measurement system, capable of measuring waveguides, is described. Spectral measurements performed using this system are presented for Er doped glass, as well as two laser diodes at approx. 1490nm. Various Si samples were studied. One set were implanted with Er ions by Dr. F. Namavar at Spire Corp. while the other set were grown epitaxially with in Situ Er doping using CVD by Prof. Varhue at the University of Vermont. The particular sample preparation conditions are described. Photoluminescence of these samples was studied using the l490nm, 40mW laser diodes, and an argon laser at 514 nm. No PL signal has been detected from our Er-doped Si samples, although we obtained a spectrum from Er-doped glass. Cathodoluminescence using a 15kV, 20 micro A current beam, at 10K did not reveal any Er luminescence either. Future plans are described. jg p.2.

Despite many claims that silicon technology has reached fundamental limits, the performance of silicon microelectronics continues to improve steadily. The same holds for almost all the applications for which Si was considered to be unsuitable. The main exception to this positive trend is the silicon laser, which has not been demonstrated to date. The main reason for this comes from a fundamental limitation related to the indirect nature of the Si band-gap.
