Book excerpt: Ce mémoire présente l'évaluation du gain différentiel et du coefficient de saturation du gain avec la densité de photons des lasers scmqw émettant à 1,5 m. Pour cela nous avons mis au point des méthodes de caractérisation originales pour analyser les propriétés dynamiques des lasers, pour lesquelles nous avons réalisé des photodiodes pin de fréquence de coupure à 3 db supérieure à 18 ghz. En considérant un gain linéaire pour les scmqw, nous avons établi une relation linéaire entre le rapport fréquence de résonance au carré et de la puissance émise, proportionnelle au gain différentiel et l'inverse de la longueur de la cavité. Cette relation nous a permis de constater expérimentalement que le gain différentiel était 3 à 4 fois plus élevé dans les lasers scmqw que dans les lasers conventionnels. L'analyse de la génération d'harmoniques dans la cavité a permis d'établir à la fréquence de résonance une relation linéaire entre le coefficient de saturation du gain avec la densité de photons et le taux de modulation correspondant au point d'intersection des harmoniques. Une méthode de mesure fondée sur cette propriété a permis de déduire le coefficient de saturation du gain trois fois plus élevé dans les structures scmqw. Ceci conduit à une fréquence de résonance ultime identique pour les structures scmqw et conventionnelle. Nous avons validé par une analyse de la modulation de fréquence, après avoir déterminé le coefficient de variation de l'indice de réfraction avec les porteurs, les valeurs précédemment évaluées et déterminé une réduction du facteur de Henry des lasers scmqw

There is also great scientific interest in this class of materials because they appear to form the first semiconductor system in which extended defects do not severely affect the optical properties of devices. The volume consists of chapters written by a number of leading researchers in nitride materials and device technology with the emphasis on the dopants incorporations, impurities identifications, defects engineering, defects characterization, ion implantation, irradiation-induced defects, residual stress, structural defects and phonon confinement. This unique volume provides a comprehensive review and introduction of defects and structural properties of GaN and related compounds for newcomers to the field and stimulus to further advances for experienced researchers. Given the current level of interest and research activity directed towards nitride materials and devices, the publication of the volume is particularly timely. Early pioneering work by Pankove and co-workers in the 1970s yielded a metal-insulator-semiconductor GaN light-emitting diode (LED), but the difficulty of producing p-type GaN precluded much further effort. The current level of activity in nitride semiconductors was inspired largely by the results of Akasaki and co-workers and of Nakamura and co-workers in the late 1980s and early 1990s in the development of p-type doping in GaN and the demonstration of nitride-based LEDs at visible wavelengths. These advances were followed by the successful fabrication and commercialization of nitride blue laser diodes by Nakamura et al at Nichia. The chapters contained in this volume constitutes a mere sampling of the broad range of research on nitride semiconductor materials and defect issues currently being pursued in academic, government, and industrial laboratories worldwide.

Book excerpt: Infrared and visible light LEDs and photodetectors have found numerous applications and have become a truly enabling technology. The promise of solid state lighting has invigorated interest in white light LEDs. Ultraviolet LEDs and solar blind photodetectors represent the next frontier in solid state emitters and hold promise for many important applications in biology, medi cine, dentistry, solid state lighting, displays, dense data storage, and semi conductor manufacturing. One of the most important applications is in sys tems for the identification of hazardous biological agents. Compared to UV lamps, UV LEDs have lower power consumption, a longer life, compactness, and sharper spectral lines. UV LEDs can provide a variety of UV spectra and have shape and form factor flexibility and rugged ness. Using conventional phosphors, UV LEDs can generate white light with high CRI and high efficiency. If quantum cutter phosphors are developed, white light generation by UV LEDs might become even more efficient. Advances in semiconductor materials and in improved light extraction techniques led to the development of a new generation of efficient and pow erful visible high-brightness LEDs and we expect that similar improvements will be achieved in solid-state UV technology.
