Book excerpt: L'essor des applications hyperfrequences fonctionnant en ondes millimetriques necessite le developpement de nouvelles filieres de circuits integres. Un composant clef de ces circuits est le transistor a effet de champ a heterojonction : le hemt (high electron mobility transistor). Nous developpons dans ce memoire les resultats de l'etude de hemt alinas/gainas realises sur phosphure d'indium (inp). Apres avoir introduit les bases relatives au fonctionnement et aux domaines d'applications de ce transistor, nous presentons les outils theoriques et experimentaux utilises pour nos travaux. Ces derniers contribuent d'une part a la mise au point technologique et d'autre part a l'optimisation de la structure epitaxiale. Les recherches menees en technologie concernent principalement la technologie de grille et plus particulierement la lithographie electronique des grilles en te en tricouche de resines. La realisation de grilles de 100 nm de longueur, de faible resistivite, a permis la fabrication de transistors performants, presentant notamment une frequence de coupure extrinseque f#t proche de 250 ghz et une transconductance intrinseque de 1,5 s/mm. L'optimisation de l'epitaxie, visant a depasser les limitations des transistors a canal gainas adapte en maille sur le substrat, a conduit a l'etude des canaux composites gainas/inp. Nous avons mis en evidence leur efficacite pour reduire le phenomene d'ionisation par impact et ainsi ameliorer les performances du composant. Les performances en puissance de transistors a canal gainas/inp/inp n#+ (355 mw/mm a 60 ghz) ont montre toutes les potentialites de structures a canal composite pour la generation de puissance en ondes millimetriques.

Book excerpt: Ce procédé nous permet d'éloigner la surface du gaz bidimensionnel de manière à obtenir un courant de drain élevé et éviter l'effet kink tout en maintenant un rapport d'aspect favorable pour les grilles sub-1OO nm. Il apparaît que les fréquences de coupure Ft évoluent de manière croissante en fonction de la réduction de la longueur de grille. Nous avons atteint des fréquences Ft et Fmax respectives de 210 GHz et 420 GHz. Ce procédé étant validé, nous l'avons appliqué aux structures comportant des canaux tels que l'InP et l'InAsP. Nous sommes parvenus à une fréquence de coupure de 125 GHz et une fréquence maximum d'oscillation de 380 GHz avec une grille de 50 nm pour la structure à canal InP, ce qui représentent les meilleures performances fréquentielles obtenues jusqu'à présent sur ce type de composant. Sur la structure à canal InAsP, nous atteignons une fréquence de coupure de 140 GHz, une fréquence maximum d'oscillation de 430 GHz et un gain maximum disponible à 94 GHz de 13 dB avec une grille de 70 nm. Sa faible ̧conductance de sortie comparée à la structure à canal GaInAs, associée à la barrière composite nous a permis d'atteindre l'état de l'art mondial en puissance des HÉMTs sur substrat InP.

Besides a common macroscopic (continuum) description the microscopic theory of flexoelectricity is also addressed.
