Book excerpt: Basal surfaces of both undoped and lithium-doped single crystals of zinc oxide were sublimated under Langmuir free vaporization conditions and under various partial pressures of oxygen. The vaporization coefficient was lower for the (0,0,0,-1) surface than for the (0001) surface. Oxygen suppressed the sublimation rates except for the (0001) surface at high temperatures. Lithium doping produced a large increase in sublimation rates. An earlier theory of surface-charge influenced sublimation was modified to include specific effects of surface kinks, surface roughening, and doping. The experimental results could be interpreted in terms of this modified theory.

Book excerpt: Despite substantial agreement in the measured kinetics for the sublimation of basal surfaces of zinc oxide crystals, differing mechanisms have been proposed. To help resolve the questions, the effect of photoexcitation on the Zn0 basal plane sublimation rate was studied. Single crystals were illuminated by ultra-violet irradiation of 0.177 mW/sq mm, or 4 photons/site-sec. Three wave lengths between 300-375 nm gave the same result, i.e., a small decrease in rate for the (0001) surface, and a small increase for the (0001) surface. This result supports the model for surface charge effects resulting from oppositely charged surface kinks by Hirth et al, and opposes the model for rate control by charge recombination at surface sites by Kirschwald et al.
