Book excerpt: Zusammenfassung: AbstractThis dissertation is focused on the fundamental investigation of Si nanocrystals formed in annealed Si rich/stoichiometric dielectric multilayered structures. The films are prepared by size-controlled superlattices approach previously widely applied to SiOx/SiO2 superlattices. While a deep understanding of fundamental properties of Si nanocrystals in SiOx matrix has been already achieved, most of the results published on silicon nanocrystals in SiNx do not represent a clear understanding and sometimes even contradict to each other.Thereby, a starting point of the present research is a detailed study of Si nanocrystals embedded in Si nitride matrix. A careful development of plasma-enhanced chemical vapor deposition parameters allowed the deposition of optimized SiNx/Si3N4 superlattices of various SiNx thicknesses, which were further annealed in order to form Si nanocrystals of various sizes. Based on transmission electron microscopy and X-ray diffraction analysis, the formation of size-controlled Si nanocrystals of various sizes is confirmed. Despite photoluminescence spectra of these samples demonstrate the expected PL blue shift with the decrease of Si nanocrystal size, the shift is confirmed to be an optical artifact. The results presented here can explain a disagreement of the recent reports published on Si nanocrystals in SiNx matrix by other groups, as the photoluminescence peak shift is sometimes wrongly interpreted as nanocrystal size effect. Additionally, according to the concluded issues, novel hetero-combinations, which contain both silicon nitride and silicon oxide sublayers are proposed and realized. Although SiNx/SiO2 and SiOxNy/Si3N4 hetero-structures might show some benefits in optical and electrical properties compared to the standard SiOx/SiO2 and SiNx/Si3N4 superlattices, they have been only very barely studied previously. In the present work it is shown that high-temperature annealing leads to the destruction of SiNx/SiO2 hetero-superlattice, and Si nanocrystals of uncontrollable sizes irregularly distributed within the film are formed. At the same time SiOxNy/Si3N4 hetero-structure sustains high-temperature annealing and size-controlled Si nanocrystals demonstrate quantum luminescence

Available in PDF, EPUB and Kindle. Book excerpt: In this study, silicon nanocrystals (NC) were synthesized in silicon dioxide matrix by ion implantation followed by high temperature annealing. Annealing temperature and duration were varied to study their effect on the nanocrystal formation and optical properties. Implantation of silicon ions was performed with different energy and dose depending on the oxide thickness on the silicon substrate. Before device fabrication, photoluminescence (PL) measurement was performed for each sample. From PL measurement it was observed that, PL emission depends on nanocrystal size determined by the parameters of implantation and annealing process. The peak position of PL emission was found to shifts toward higher wavelength when the dose of implanted Si increased. Two PL emission bands were observed in most cases. PL emission around 800 nm originated from Si NC in oxide matrix. Other emissions can be attributed to the luminescent defects in oxide or oxide/NC interface. In order to see electroluminescence properties Light Emitting Devices (LED) were fabricated by using metal oxide semiconductor structure, current-voltage (I-V) and electroluminescence (EL) measurements were conducted. I-V results revealed that, current passing through device depends on both implanted Si dose and annealing parameters. Current increases with increasing dose as one might expect due to the increased amount of defects in the matrix. The current however decreases with increasing annealing temperature and duration, which imply that, NC in oxide behave like a well controlled trap level for charge transport. From EL measurements, few differences were observed between EL and PL results. These differences can be attributed to the different excitation and emission mechanisms in PL and EL process. Upon comparision, EL emission was found to be inefficient due to the asymmetric charge injection from substrate and top contact. Peak position of EL emission was blue shifted with respect to PL one, and approached tow.

Since then different physical and chemical processes have been performed to convert bulk silicon (Si) into a light-emitting material. From discovery of Photoluminescence (PL) in porous Silicon by Canham, a new field of research was opened in optical properties of the Si nanocrystals (Si-NCs) embedded in a dielectric matrix, such as SRO (silicon-rich oxide) and SRN (silicon-rich nitride). In this respect, SRO films obtained by sputtering technique have proved to be an option for light-emitting capacitors (LECs). For the synthesis of SRO films, growth parameters should be considered; Si-excess, growth temperature and annealing temperature. Such parameters affect generation of radiative defects, distribution of Si-NCs and luminescent properties. In this chapter, we report synthesis, structural and luminescent properties of SRO monolayers and SRO/SiO2 multilayers (MLs) obtained by sputtering technique modifying Si-excess, thickness and thermal treatments.

From the theoretical point of view, the physics of silicon nanocrystals still deserves a huge interest. While the quantum confinement effect has been recognized as the main cause of the photoluminescence, many doubts remain on the way in which the phenomenon takes place in real nanocrystals. This book summarizes the result of a work lead by the author at the University of Naples. The density of states, the optical gap, the absorption spectra, the static dielectric constant, the recombination times, are all illustrated for several sets of silicon spheres and ellipsoids, upon changing their size and aspect ratio. The book also reviews previous research work, with special reference to the experimental and theoretical literature on silicon nanocrystals.
