Actuellement les technologies de circuits integres plus poussees, en termes de densite d'integration, cout, et fiabilite, utilisent encore le silicium comme materiau de base. Ces technologies sont concues pour permettre une large duree de vie, dans une plage de temperature donnee, typiquement de 0 a 100 c. D'autres technologies se developpent aussi, notamment le sic (de plus large bande interdite) et le soi couche mince (ou la surface des jonctions parasites son fortement reduites), pour satisfaire les besoins des applications a des tres hautes temperatures. Ayant actuellement des performances inferieures, en termes de cout et de densite d'integration, elles restent beaucoup moins competitives que les technologies standards sur substrat de silicium. De plus, il est prevu que, dans les prochains dix ans, plus de 70% des applications en haute temperature correspondront encore a des applications automobiles et petrolieres ayant des temperatures d'operation intermediaires, inferieures a 200 c. A partir de l'etude de la physique des composants semiconducteurs et des materiaux pour la microelectronique, cette these elargit jusqu'a environ 250 c la plage de temperature d'utilisation des technologies cmos et bicmos standards, sur substrat de silicium, a travers des techniques de conception de circuits integres, sans toutefois modifier les procedes de fabrication. Les etudes et les tests ont ete experimentes sur une technologie cmos et une technologie bicmos commerciales. Ces conclusions sont transferables a toute technologie semblable actuelle. De plus, les performances en temperature semblent ameliorer dans le futur, du fait que l'augmentation de la densite d'integration entraine une augmentation des concentrations des dopants et une reduction de la surface des jonctions d'isolation. Deux applications industrielles, representatives du marche potentiel des applications des circuits integres en haute temperature, ont permis de verifier dans la pratique les resultats theoriques obtenus.
