This work emphasizes efforts to improve the cell performance from phase I, initial testing of the cells, and fabrication of a module for space flight testing. The specific goals for the program are: An Air Mass Zero (AM0) conversion efficiency of 18% for beginning-of-life (BOL) at 27 + or - 2 C; An AM0 conversion efficiency of 13.5% at 27 + or - 2 C after exposure to 5 x 10 to the 15th power (MeV) electrons/sq.cm.; A cell weight not to exceed 0.05 grams per square centimeter of cell area. Book excerpt: AstroPower has successfully demonstrated the potential performance of high specific power, ultra-thin GaAs solar cells by fabricating and testing ultra-thin, light-trapped, lightweight solar cell prototype devices. The development of lightweight, high performance GaAs solar cells that incorporate light trapping and possess inherent theoretical radiation tolerance is described. The incorporation of light trapping has increased the external quantum efficiency of these solar cells in the long wavelength range. Conversion efficiencies of 17.9% (AMO, 1X) were obtained from a 3 micrometers thick, 1 sq cm solar cell. This results in a specific power of over 1020 W/kg (with a 3-mil cover slide) and a power density of 240 W/sq m. This technology can lead to the deployment of high performance, thin GaAs solar cells. The proposed solar cell design can have a significant impact on the longevity and power generation capabilities of space power supplies. The fabrication techniques developed here for GaAs can be applied to various other solar cell materials and designs including tandem solar cells and high voltage concentrator cells. jg p4.

Book excerpt: AstroPower has demonstrated the feasibility of a lightweight, high efficiency GaAs solar cell that will have superior performance characteristics compared to conventional GaAs solar cells in the space environment. The solar cell design consists of a front floating junction that is coupled to a back collecting junction through the injection of minority carriers across a thin base. Performance benefits are enabled by incorporating an all back contact design with the electrostatic bonding technique and the use of multiple active junctions. By using the proper geometrical and electrical considerations, losses associated with grid shading and low energy radiation damage will be minimized. The key results of the Phase I program include demonstration of an 11% efficient (AMO, 1X), 1 sq cm floating junction GaAs solar cell and a 3 micrometers thick GaAs layer electrostatically bonded to high temperature glass capable of surviving process temperatures up to 700 deg C. This ensures stability of the laminate throughout the process sequence and enables numerous potential applications for thin GaAs semiconductor devices. Continuation of process development in Phase II is anticipated to produce, when fully optimized, a radiation resistant solar cell which has been modeled to have an efficiency of 21.9%.

Book excerpt: An abbreviated program to design and develop a thin, low-cost GaAs solar cell for space applications is described. Due to funding limitations, the scheduled four-year program was terminated at the two-year point. Several growth runs utilizing the metal organic-chemical vapor phase (MO-CVD) epitaxial process were made in an attempt to optimize the solar cell structure. Both p/n and n/p growths were made with varying emitter thickness and doping levels. Cell thinning for selected cells was successful to less than 10 microns using a special stop-etch technique. These cells were covered prior to thinning to provide strength and reduce the probability of breakage. (Author).

This design has been experimentally tested using the well-researched GaAs/AlGaAs system and initial devices have shown impressive device parameters. These devices are capable of absorbing all radiation (UV, visible, and infra-red) within the solar spectrum and combines "impact ionization" and "impurity photovoltaic" effects. The improved device understanding presented in this book should impact and guide future device design and low-cost thin-film solar panel manufacture.
