Book excerpt: The modern wireless communication systems require modulated signals with wide modulation bandwidth. This, in turns, requires signals with very high dynamic range and peak-to-average power ratio (PAPR). This means that the amplifier in the base-station has to work at a power back-off as large as the dynamic range of the signal, so that the amplifier has a high linearity in this region. For the standard single-stage amplifiers, this large power back-off reduces the efficiency dramatically. In this work, a three-way Doherty power amplifier (DPA) aiming at high power efficiency within a dynamic range of 9.5 dB, is designed and fabricated using partitioning design approach. The partitioning design approach decomposes a complex design task into small-sized, well-controllable, and verifiable subcircuits. This advanced straight forward method has shown very promising results. Using this design approach, a three-way DPA has been designed to demonstrate the advantages of this reliable design technique as well. Based on the design of a single-stage power amplifier and proposing a novel output power combiner, a 6 W three-way DPA has been designed which allows the mandatory load modulation principle in three-way DPA structures to be realized with simpler elements, whereas the design of a standard Doherty combiner would have been very challenging and not practical due to the extremely small value of its characteristic line impedance. The proposed combiner is calculated for a three-way DPA with 2-mm AlGaN/GaN-HEMTs. The simulation result shows a very good load modulation for the amplifier, which confirms the theoretical expectation for a three-way DPA. The efficiency of the designed 6 W three-way DPA at large back-off shows very promising values compared to recently reported amplifiers. The measured IMD3 products confirm the good linearity of the amplifier as well. Accordingly, the proposed power combiner and the design strategy are recommended to be used as the preferred option for designing three-way DPA structures with very high output power.

These elements have to face an important issue, which is the power efficiency, a fact related with the output back-off (OBO). But the OBO depends on the kind of modulated signal, in proportion to the modulated signal peak-to-average power ratio (PAPR). The higuer is the data rate, the higer is the OBO, and consequently the lower is the efficiency. A low efficiency of PAs causes the waste of energy as heat. Furthermore, the trade-off between linearity and efficiency in PAs is another major issue. To cope with the undesired circumstances producing efficiency degradation, the Doherty power amplifier (DPA) is one of the useful techniques which provide high efficiency for high PAPR of modern communication signals. Nevertheless, the limited bandwidth (BW) of this kind of PAs (about 10% of fractional bandwidth) and its importance (in modern wireless systems such as LTE, WiMAX, Wi-Fi and satellite systems) have encouraged the researchers to improve this drawback in recent years. Some typical BW limiting factors effect on the performance of DPAs: i) quarter-wave length transformers, ii) phase compensation networks in/output matching circuits, iii) offset lines and device non-idealities; The quarter-wave length transformers performs as an inverter impedance in the load modulation technique of DPAs. The future objective in designing DPAs is to decrease the impact of these issues. In this context, this PhD-thesis is focused on improving fractional bandwidth of DPAs using the new methods that are related to impedance transformers instead of impedance inverters in the load modulation technique. This study is twofold. First, it is presented a novel DPA where a wideband GaN DPA in the 2.5 GHz band with an asymmetrical Wilkinson splitter. The impedance transformer of the proposed architecture is based on a matching network including a tapered line with multi-section transformer in the main stage. The BW of this DPA has ranged from 1.8 to 2.7 GHz. Plus, the obtained power efficiency (drain) is higher than 33% in the whole BW at both maximum and OBO power levels. Second, based on the benefits of the Klopfenstein taper, a promising DPA design is proposed where a Klopfenstein taper replaces the tapered line. In fact, this substitution results on reducing the reflection coefficient of the transformer. From a practical prototype realization of this novel Doherty-like PA in the 2.25 GHz band, this modification has demonstrated that the resulting DPA BW is increased in comparison to the conventional topology while keeping the efficiency figures. Moreover, this study also shows that the Klopfenstein taper based design allows an easy tuning of the group delay through the output reactance of the taper, resulting in a more straightforward adjustments than other recently published designs where the quarter-wave transformer is replaced by multi-section transmission lines (hybrid or similar). Experimental results have shown 43-54% of drain efficiency at 42 dBm output power, in the range of 1.7 to 2.75 GHz. Concretely, the results presented in this novel Doherty-like PA implies an specific load modulation technique that uses the mixed Klopfenstein tapered line together with a multi-section transformer in order to obtain high bandwidth with the usual efficiency in DPAs.

Book excerpt: In this Ph.D. research, several Ka-Band power amplifiers are designed and built for use in next generation mobile broadband communication systems. The Doherty power amplifier architecture is demonstrated as a possible solution to improving the back-off efficiency of millimeter-wave power amplifiers, since many mobile broadband communication systems employ modulation formats with large peak-to-average power ratios. This research also demonstrates some novel techniques to improve upon the Doherty architecture for millimeter-wave power amplifier design. Two fully integrated Ka-Band Doherty power amplifiers are designed and developed using a 0.15-[mu]m GaAs pseudomorphic high electron mobility transistor (pHEMT) process. The first uses the classic Doherty configuration with some previously developed modifications to resolve some practical issues and achieves a measured small signal gain of 10.3 dB, measured output power at 1-dB compression point (P1dB) of 25.1 dBm, measured peak power added efficiency (PAE) of 38%, and measured PAE of 27% at 6-dB back-off power. The bias network of this same Doherty was then modified by short circuiting some resistors in the gate bias path and it then achieves a measured small signal gain of 10.5 dB, measured output power at 1-dB compression point (P1dB) of 26.9 dBm, measured peak power added efficiency of 42%, and measured PAE of 32% at 6-dB back-off power. The second Doherty amplifier uses a novel load-pull based Doherty technique accounting for nonideal back-off impedance in millimeter-wave power amplifiers and achieves a measured small signal gain of 9 dB, simulated output power at 1-dB compression point (P1dB) of 29 dBm, simulated peak power added efficiency of 46%, and simulated PAE of 35% at 6-dB back-off power. The performance achieved with these power amplifiers makes them a promising candidate for use in next generation mobile broadband communication systems.

Book excerpt: Carrier aggregation is the main feature of the Long Term Evolution advanced (LTE-A) standard to increase the spectral efficiency and communication bandwidth. It calls for wireless transmitters to be multi-band and multi-standard to meet the demands of various deployment scenarios. In addition, these transmit radios must efficiently amplify signals characterized with a high peak-to-average power ratio (PAPR), which is caused by advanced modulation schemes. These two factors highlight the need for the multi-band Doherty power amplifier (DPA), which allows the transmitter remain in high efficiency at back-off power levels and maintain that high efficiency over multiple frequency bands. In this work, a novel output combining network is presented for the dual-band DPA design with extended fractional bandwidth for carrier aggregated signals. The proposed output combiner employs a modified Pi-shape network, which enables the absorption of output capacitances from both the main and peaking devices and eliminates the need for phase offset lines which are major sources of bandwidth limitation in the existing multiband DPAs. In addition to performing the impedance inversion, the proposed combiner incorporates the biasing feeds and presents small low-frequency impedances to both the main and peaking transistors. The inclusion of the bias feeds and small low low-frequency impedance feature improves the linearizability of the DPA when stimulated with concurrent dual-band modulated signals. Lastly, by using the gain contour at the back-off power level, the non-linear AM-AM response caused by the varying input capacitance of the main transistor is mitigated. The proposed dual-band output power combiner and the back-off gain contour technique were applied to design of a dual-band two-way Doherty PA using the commercialized 25W Gallium Nitride (GaN) transistor. Measurement of the two-way DPA shows a gain of 7.5- 9.5 dB at 2.05 - 2.3 GHz and 9 - 11 dB at 3.2 - 3.62 GHz. The efficiency at 6 dB back off is greater than 49% and 47% across the two frequency bands. The linearizability of the dual-band DPA is validated using various carrier aggregated signals. The PA exhibits linear behaviour when driven by up to 80 MHz intra-band carrier aggregated signal and 20 MHz concurrent dual-band signal after DPD. Additionally, carrier aggregated signals usually lead to a PAPR value between 8-10 dB. The efficiency of classic two-way DPA deteriorates when dealing with such signals. To cope with the efficiency deterioration, a three-way DPA was designed. Simulations of the three-way DPA show that the gain is greater than 9 dB within the two frequency bands, 2.05 - 2.32 GHz and 3.35 - 3.65 GHz. The efficiency at 10-dB back-off is greater than 40% in the two frequency bands.
