Book excerpt: The practical application of the quantum 1/f effect to quartz resonators and to infrared detectors present in this report allows us for the first time to understand and to extend the stability limits of quartz resonators. It also explains 1/f noise in most semiconductor devices and in infrared detectors considered in this report in the presence of radiation, although 1/f noise has been already successfully pushed below background in PtSi on p-type Si Schottky diodes at RADC-Hanscomb. A fundamental breakthrough was performed through the first direct derivation of the coherent quantum 1/f effect from a special quantum-electrodynamic propagator, and from the author's general sufficient 1/f chaos criterion presented in the previous yearly report. Finally, the quantum 1/f cross-correlations derived by the author have been used to recalculate and to graph the quantum 1/f mobility fluctuations in Si and gallium arsenide samples as a function of temperature and doping, in good agreement with the measurements of Tacano in Japan and Hooge in the Netherlands.

Book excerpt: During this period I have extended the second-quantized derivation of quantum 1/f noise shown in the Second Annual Report to the general case of N particles present in the final state. I also have derived the quantum 1/f cross correlations and the corresponding cross -correlation spectra, which are important for the calculation of quantum 1/f noise in kinetic coefficients such as the mobility and the diffusion coefficient of the current carriers in solids. In order to better explain the foundations of quantum 1/f theory, I have given a derivation of the quantum 1/f Schroedinger fields from quantum electrodynamics with the use of coherent states. Finally, I have given a direct derivation of the quantum 1/f effect in time and space. In terms of applications, a quantum 1/f noise study of MIS detectors was performed. Experimentally, with the collaboration of the group of Prof. A van der Ziel, an excellent experimental verification of quantum 1/f theory was performed on semiconductor diodes, transistors and vacuum tubes, and a review article on the results of the experimental application and verification of my theory was published by A. van der Ziel in the Proceedings of IEEE in March 1988. This derivation is based on the pair correlation function and automatically includes the right form of exchange between fermions and between bosons. Also for the first time a direct calculation of the effect of a finite mean free path was performed. This calculation justifies the calculation of quantum (1/f0 noise and results in a correction factor of the order of the unity. As a first step of a more general study of (1/f) in semiconductor devices (n+-p) diodes have been investigated with emphasis on (HgCdTe) photodetectors. Quantum (1/f) noise has been calculated in the surface and bulk recombination currents, in the diffusion and field currents, and in the tunneling currents. Due to the large localized electric field at the surface, a larger fractional quantum (1/f) nosie power is obtained for surface recombination currents than for similar bulk recombination currents. All quantum (1/f) noise calcualtions are first principles calculations with no free parameters, based on the quantum (1/f) effect in scattering and recombination cross sections, as well as in tunneling rates.

Book excerpt: This report contains practical applications of the Quantum 1/f Effect, theory development, and contributions not directly based on quantum 1/f noise. The application to quartz resonators was improved by the inclusion of crystal defects in the calculation, and was generalized to the case of low-Q and SAW devices. The generalization is important, introducing the notion of incoherence between quantum 1/f fluctuations of the phonon loss rate in various regions of the crystal. The applications also include calculation of quantum 1/f noise in gallium nitride. It is 3-10 times lower in GaN than in GaAs. The theory was reformulated on the basis of the new negative conditional quantum entropy concept explaining the apparent entropy production in 1/f noise by simultaneous production of negative-entropy soft photon states. A long-standing conceptual difficulty is eliminated on this basis of tremendous importance is the discovery during this grant of a new method connecting the coherent and conventional quantum 1/f effects. A mass distribution was found which allows to find the quantum 1/f noise in general. A method of gate current suppression in HFET and a two-dimensional all-optical TDM system were studied.
