Book excerpt: La croissance de l'industrie photovoltaïque est aujourd'hui estimée à 15% par an, atteignant 530 MWc en 2002. L'essentiel de la production se base sur l'utilisation du silicium cristallin mais la croissance se heurte au problème du prix de revient de la cellule photovoltaïque. Ainsi, pour répondre aux objectifs qui fixent à 3000 MWc la production mondiale en 2010, une diminution du prix de revient du watt crête de 2,5 à 1 Euro/Wc s'avère nécessaire. Pour cela, réduire la consommation de matériau silicium (40% du coût du produit fini) par watt crête produit représente une solution très intéressante. Ce travail s'inscrit dans le cadre du projet SUCCES (SUbstrats bas Coûts, report de Couches monocristallines et Epitaxie pour une filière Silicium photovoltaïque en couches) qui vise à transférer des films minces de silicium monocristallin (50 æm) sur des substrats économiques. Ces derniers assurent le maintien mécanique de la cellule photovoltaïque et l'emploi de silicium monocristallin permet de conserver un bon rendement avec une épaisseur réduite de la couche active. Cette technologie s'appuie sur l'utilisation d'une couche sacrificielle en silicium mésoporeux sur laquelle est épitaxiée la couche mince de silicium monocristallin. On réalise la cellule photovoltaïque, avant de détacher le dispositif qui est ensuite transféré sur un substrat faible coût. Le substrat silicium de départ peut alors être réutilisé. L'élaboration de la couche mince de silicium monocristallin est réalisée par épitaxie en phase vapeur (VPE) à 1100ʿC sous pression atmosphérique. La croissance cristalline s'effectue dans un bâti d'épitaxie que nous avons installé, modifié et qualifié afin d'en optimiser les paramètres comme la concentration en gaz précurseur dichlorosilane SiH2Cl2 ou l'ajout de gaz dopant diborane B2H6. L'étude des propriétés structurales et électriques des épitaxies sur silicium massif a permis de valider la qualité de nos couches. La zone sacrificielle, élaborée par anodisation électrochimique, est constituée d'une bi-couche de silicium mésoporeux : une couche de faible porosité (20%) surmontant une couche de forte porosité (60%). Les caractéristiques du silicium poreux sont déterminées par la densité de courant et la concentration en acide fluorhydrique utilisées au cours de l'anodisation. Le recuit haute température sous hydrogène de la bi-couche provoque sa modification structurale qui se traduit par une coalescence des pores de la couche de faible porosité alors que les pores de la couche de forte porosité voient leur taille augmentée. Cette modification structurale autorise l'épitaxie d'une couche de silicium monocristallin puis le décrochage de la couche épitaxiée. Les caractéristiques satisfaisantes des couches monocristallines épitaxiées sur silicium poreux nous ont alors permis la réalisation de cellules photovoltaïques en couche mince, dont l'architecture est une structure monoface à contacts interdigités.
