Book excerpt: Results on a contract to evaluate the merits of large spot size pulsed laser annealing of ion implanted silicon wafers for junction formation of solar cells are presented. Three inch diameter cells were fabricated for reference by furnace annealing of the ion implanted wafers. Conversion efficiencies on these cells ranged from 12.3% to 14.3%, with and without a BSF. Scaled-up size cells, from 2 x 2 cm to 2 x 4 cm, were fabricated using a two-step 25% overlap pulsed laser annealing process. Conversion efficiencies up to 15.4% were achieved. Pulsed laser annealing of textured surface wafers proved unacceptable based on the subpar electrical performances of fabricated 2 x 2 cm and 2 x 4 cm cells. Further laser annealing work using textured surfaces has been discontinued. SIMS profiling of 11B and/or 49BF2 ion implanted species for back surface field followed by pulse annealing, both by electron beam and laser, revealed that additional work is required for optimization. The process verification phase of the contract was initiated for small (2 x 2 cm) and large (3 in. dia) cells using the surviving processing candidates showing best promise. A high throughput laser system was conceptualized which will accommodate three (3) inch diameter wafers at a rate of one per second.

The approach involves employing pulsed electron beam technology to achieve processing parameters not previously possible by conventional furnace heat treatments. Optimization of the ion implanted solar cell structure was undertaken but not completed. Cells with efficiencies to 13.7% AMO were achieved using furnace annealing and to 12.9% AMO using pulsed electron beam annealing. Prospects for future development to higher efficiencies and for totally automated production are excellent. Experimental evidence suggests that the ion implanted, pulsed electron beam annealed solar cell may have better inherent tolerance to electron irradiation than similar diffused or furnace annealed implanted junction cells. Book excerpt: The results of a one and half year program to develop the processes required for low-energy ion implantation for the automated production of silicon solar cells are described. The program included (1) demonstrating state-of-the-art ion implantation equipment and designing an automated ion implanter, (2) making efforts to improve the performance of ion-implanted solar cells to 16.5 percent AM1, (3) developing a model of the pulse annealing process used in solar cell production, and (4) preparing an economic analysis of the process costs of ion implantation and furnace annealing. During the program, phosphorus ions at an energy of 10 keV and dose of 2 x 1015 cm−2 were implanted in silicon solar cells to produce junctions, while boron ions at 25 keV and 5 x 1015 cm−2 were implanted in the cells to produce effective back surface fields. An ion implantation facility with a beam current up to 4 mA and a production throughput of 300 wafers per hour was designed and installed. A design was prepared for a 100-mA, automated implanter with a production capacity of 100 MW/sub e/ per year. Two process sequences were developed which employ ion implantation and furnace or pulse annealing. The JPL-Solar Array Manufacturing Industry Simulation (SAMIS) computer program was used to determine costs for junction formation by ion implantation and various furnace annealing cycles to demonstrate cost effectiveness of these methods.
