Book excerpt: Les hétérostructures élaborées par épitaxie par jets moléculaires (EJM) et comportant soit une épitaxie métallique simple (M) sur semiconducteur III-V (SC), soit une épitaxie métallique enterrée (SC/M/SC), présentent un intérêt potentiel considérable en micro-électronique. Cependant l'association de matériaux aussi dissemblables sur le plan cristallographique et chimique fait peser de lourdes contraintes sur le choix du composé métallique et les conditions d'élaboration de ce type de structures. Parmi les techniques de caractérisation nécessaires à l'optimisation des paramètres de croissance, la microscopie électronique en transmission (MET) est une technique de choix pour étudier l'influence des conditions de croissance sur la qualité cristalline des couches minces épitaxiées. Nous présentons dans ce travail la contribution de la MET à la définition des critères de choix du métal, à l'optimisation de la croissance des matériaux retenus, à l'appréciation de la qualité structurale des couches épitaxiées et des interfaces. Deux familles de composés ont été étudiées : la famille métal de transition-élément III (MT-III), et la famille Terre rare-élément V (TR-V). Nous montrons certaines réalisations très prometteuses, de structures comportant une couche métallique accordée au substrat (composé ternaire de la famille TR-V : Sc0, 2Yb0, 8As), et mettons en lumière certaines difficultés qui subsistent, notamment au niveau des reprises d'épitaxie. Plusieurs techniques de MET ont été mises en oeuvre : la diffraction d'électrons pour étudier les relations d'orientation entre la couche déposée et le substrat, et identifier certaines phases présentées en très haute quantités : la microscopie conventionnelle pour décrire la morphologie des couches et des interfaces, et étudier les défauts structuraux (dislocations, défauts plans, défauts de symétrie) ; enfin la technique haute résolution pour caractériser les interfaces à l'échelle atomique

Book excerpt: The book is a history of Molecular Beam Epitaxy (MBE) as applied to the growth of semiconductor thin films (note that it does not cover the subject of metal thin films). It begins by examining the origins of MBE, first of all looking at the nature of molecular beams and considering their application to fundamental physics, to the development of nuclear magnetic resonance and to the invention of the microwave MASER. It shows how molecular beams of silane (SiH4) were used to study the nucleation of silicon films on a silicon substrate and how such studies were extended to compound semiconductors such as GaAs. From such surface studies in ultra-high vacuum the technique developed into a method of growing high quality single crystal films of a wide range of semiconductors. Comparing this with earlier evaporation methods of deposition and with other epitaxial deposition methods such as liquid phase and vapour phase epitaxy (LPE and VPE). The text describes the development of MBE machines from the early 'home-made' variety to that of commercial equipment and show how MBE was gradually refined to produce high quality films with atomic dimensions. This was much aided by the use of various in-situ surface analysis techniques, such as reflection high energy electron diffraction (RHEED) and mass spectrometry, a feature unique to MBE. It looks at various modified versions of the basic MBE process, then proceed to describe their application to the growth of so-called 'low-dimensional structures' (LDS) based on ultra-thin heterostructure films with thickness of order a few molecular monolayers. Further chapters cover the growth of a wide range of different compounds and describe their application to fundamental physics and to the fabrication of electronic and opto-electronic devices. The authors study the historical development of all these aspects and emphasise both the (often unexpected) manner of their discovery and development and the unique features which MBE brings to the growth of extremely complex structures with monolayer accuracy.

Franck Laloë was a researcher at the Kastler-Brossel laboratory of the Ecole Normale Supérieure in Paris. His first assignment was with the University of Paris VI before he was appointed to the CNRS, the French National Research Center. His research was focused on optical pumping, statistical mechanics of quantum gases, musical acoustics and the foundations of quantum mechanics.
