To make PV fully competitive with conventional energy sources, a reduction of the cost per watt is required. This can be achieved by increasing the conversion efficiency of the modules or by decreasing manufacturing cost. Thin-film solar cells offer the potential for lower manufacturing costs. They can also serve as top cells in high-efficiency tandem solar cells. A major problem with thin-film solar cells is the incomplete absorption of the solar spectrum, which leads to a drastic reduction of the efficiency. To enhance the absorption of light in thin-film solar cells light trapping is required, in which nanostructures are integrated in the cell to enhance the path length of the light in the absorber layer. In this thesis we present new insights in light trapping in thin-film hydrogenated amorphous Si (a-Si:H) and Cu(In,Ga)Se2 (CIGSe) solar cells. We experimentally study arrays of metallic and dielectric resonant scatterers at the front and at the back side of thin-film solar cells, and demonstrate efficient light trapping without deterioration of the electrical properties of the devices. We emphasize the relevance of minimizing optical losses in the light trapping patterns. We compare periodic and random scattering patterns and demonstrate the importance of the spatial frequency distribution in the scattering patterns. We present an optimization of the spatial frequency distribution of light trapping patterns that is applicable to all thin-film solar cell types."-Samenvatting auteur.

Book excerpt: Photon management via submicron and subwavelength nanostructures has been extensively studied over the last decade, and has become one of the most important approaches of boosting the energy conversion efficiency for thin-film photovoltaic devices. The incorporation of low dimensional nanostructures, such as GaAs/InGaAs quantum wells, into typical GaAs single-junction cells will extend the cell absorption further into the sub-GaAs bandgap region but usually results in reduced cell open-circuit voltage. As a consequence, various bandgap engineering techniques for improving the energy conversion efficiency for quantum well solar cells have been reported. This dissertation will describe studies of light trapping in multiple GaAs/InGaAs quantum well solar cells via nanostructured front side dielectric coating and back side metal/dielectric contacts, photovoltaic performance enhancement for bulk and flexible thin-film GaAs solar cells through subwavelength nanostructured antireflection coating, and bandgap engineering techniques for GaAs/InGaAs multiple quantum well solar cells. In the study of nanostructured dielectric antireflection coatings, a 5.8% increase in short-circuit current density is observed for the GaAs/In0.3Ga0.7As multiple quantum well cell coated with TiO2 nanostructured coating compared to the cell coated with conventional Si3N4 single-layer antireflection coating even in the presence of high surface recombination. Numerical simulation shows that as high as 13% increase in short-circuit current density can be achieved without surface recombination. In the study of GaAs/In0.3Ga0.7As multiple quantum well solar cells integrated with nanostructured back side metal/dielectric contacts, as high as 2.9% per quantum well external quantum efficiency is achieved, significantly surpassing the 1% per quantum well external quantum efficiency typically observed in quantum well solar cells. In both studies, two major mechanisms contributing to the increased longer wavelength quantum well absorption have been elucidated: Fabry-Perot resonances and scattering into guided optical modes. In application of subwavelength-scale optical nanostructures on bulk and flexible epitaxial lift-off GaAs solar cells for broadband, omnidirectional improvement of photovoltaic performance, 1.1× increase in short-circuit current density is observed for the bulk GaAs cell fully integrated with optical nanostructures compared to the unpatterned cell (1.09× increase in short-circuit current density for flexible epitaxial lift-off GaAs cell) at normal incidence, while 1.67× increase in short-circuit current density is observed (1.52× increase in short-circuit current density is observed for flexible epitaxial lift-off GaAs cell) at 80° angle of incidence. In the study of bandgap engineering strategies for improving the photovoltaic performance for GaAs/InGaAs multiple quantum well solar cells, a quantum well solar cell with graded quantum well depths, which has an average 18% indium concentration in quantum wells, is shown to yield improvements in both open-circuit voltage and short-circuit current density compared to a GaAs/In0.18Ga0.82As quantum well solar cell with constant quantum well depths across the intrinsic region. The results of this study suggest that such an approach can also be implemented in quantum well solar cells with more complex quantum well structures, such as ternary or quaternary quantum wells, where the conduction and valence band offsets of each quantum well can be simultaneously engineered.

In this thesis, we investigate new ways of enhancing light absorption in Si solar cells by using nanostructures that show resonant interaction with light. We study the fundamental aspects of resonant scattering of light by metallic and dielectric nanoparticles placed on top of thick and thin dielectric substrates. If optimally designed these nanostructures can lead to efficient light coupling and trapping in solar cells. The nano-grating structures (such as triangular or conical shaped) have a gradual change in refractive index which acts as a multilayer antireflective coating that is leading to reduced light reflection losses over broadband ranges of wavelength and angle of incidence. There are different types of losses in solar cells that always reduce the conversion efficiency, but the light reflection loss is the most important factor that decreases the conversion efficiency of solar cells significantly. The antireflective coating is an optical coating which is applied to the surface of lenses or any optical devices to reduce the light reflection losses. This coating assists for the light trapping capturing capacity or improves the efficiency of optical devices, such as lenses or solar cells. Hence, the multilayer antireflective coatings can reduce the light reflection losses and increases the conversion efficiency of nanostructured solar cells.

Book excerpt: Reducing the absorber thickness is an attractive solution to decrease the production cost of solar cells. Furthermore, it allows to reduce the amount of material needed and improve the current collection in the cell. This thesis has been focused on the design of nanostructures to enhance light absorption in very small semiconductor volumes in order to achieve efficient ultra-thin solar cells. First, we have proposed an original light-trapping concept for ultra-thin amorphous silicon (a-Si:H) solar cells. A one-dimensional metallic grating is patterned on the front surface of the cell deposited on a metallic mirror. Broadband multi-resonant absorption has been demonstrated for both light polarizations. The metallic grating is also used as an alternative transparent electrode in order to reduce optical losses in the front contact. A detailed analysis of the multi-resonant absorption mechanism has been carried out through numerical calculations. The fabrication and optical characterization of ultra-thin a-Si:H solar cells with metallic gratings have validated the multi-resonant approach.Second, we have proposed a design with a two-dimensional metallic grid as a resonant front contact for very thin (25 nm) gallium arsenide (GaAs) layers. We have shown through the design and fabrication of a proof-of-concept structure the potential of metallic nanogrids to confine efficiently light absorption with an ultra-thin GaAs layer.Finally, advanced light-trapping structures could also allow a thickness reduction of crystalline silicon wafers of a factor 20 to 100 with respect to state-of-the-art cells. We have developed a process to transfer micron-thick epitaxial crystalline silicon (c-Si) layers onto a low-cost host substrate. Inverted nanopyramids have also been fabricated in crystalline silicon in order to achieve a broadband anti-reflection effect. It opens promising perspectives towards the realization of double-sided nanopatterned ultra-thin c-Si cells.

Book excerpt: One of the natural tendencies of photovoltaic technologies is the systematic reduction of the thickness of the solar cells in order to reduce the cost, to save rare or toxic elements or to limit recombination. So far, crystalline thin-film (GaAs) and poly-crystalline (CIGS) technology are reaching optimum conversion efficiency for thicknesses around 1 or 2 microns. Typically, this thickness range does not require new solutions of optical trappings as it is the case for amorphous silicon. However, if we want to reduce these thicknesses by a factor of 10 or even 100 to study new concepts of collections and conversions (GaAs or GaSb) or reduce the use of indium (CIGS), new needs for efficient light absorption are necessary for these technologies. This manuscript is focused on the design, simulation and realization of innovative nanophotonic solutions for future ultra-thin crystalline solar cells.As a first step, we were engaged in an approach at odds with the usual design of solar cells to trap light in a ultra-thin (≤100 nm) layer of material (GaAs, GaSb and CIGS). We propose an array of metal nanostructure placed in front of the cell, transferred on a metal mirror in order to obtain a high, multi-resonant absorption independent of the angle of incidence and polarization. Numerical analysis of the resonant mechanisms involved was conducted as well as the fabrication and optical characterization of demonstrators. The results of this study are motivating for future work on the ultra-thin devices, involving new concepts of collection (ballistic transport) or conversion (hot carrier solar cells).On the other hand, we studied the possibility of integrating a rear gold nanostructured back contact (200-400 nm) in thin CIGS solar cells to potentially increase the current of short circuit and open circuit voltage. We have proposed an innovative process to achieve this structure and the optical trapping for CIGS solar cells. Numerical study, manufacture of demonstrators and first measurements are presented.

Book excerpt: The development of integrated electronic and photonic circuits has led to remarkable data processing and transport capabilities that permeate almost every facet of our daily lives. Scaling these devices to smaller and smaller dimensions has enabled faster, more power efficient and inexpensive components but has also brought about a myriad of new challenges. One very important challenge is the growing size mismatch between electronic and photonic components. To overcome this challenge, we will need to develop radically new device technologies that can facilitate information transport between nanoscale components at optical frequencies and form a bridge between the world of nano-electronic and micro-photonics. Plasmonics is an exciting new field of science and technology that aims to exploit the unique optical properties of metallic nanostructures to gain a new level of control over light-matter interactions. The use of nanometallic (plasmonic) structures may help bridge the size gap between the two technologies and enable an increased synergy between chip-scale electronics and photonics. In the first part of this dissertation we analyze the performance of a surface plasmon-polariton all-optical switch that combines the unique physical properties of small molecules and metallic (plasmonic) nanostructures. The switch consists of a pair of gratings defined on an aluminum film coated with a thin layer of photochromic (PC) molecules. The first grating couples a signal beam consisting of free space photons to SPPs that interact effectively with the PC molecules. These molecules can reversibly be switched between transparent and absorbing states using a free space optical pump. In the transparent (signal "on") state, the SPPs freely propagate through the molecular layer, and in the absorbing (signal "off") state, the SPPs are strongly attenuated. The second grating serves to decouple the SPPs back into a free space optical beam, enabling measurement of the modulated signal with a far-field detector. We confirm and quantify the switching behavior of the PC molecules by using a surface plasmon resonance spectroscopy. The quantitative experimental and theoretical analysis of the nonvolatile switching behavior guides the design of future nanoscale optically or electrically pumped optical switches. In the second part of the dissertation we provide a critical assessment of the opportunities for use of plasmonic nanostructures in thin film solar cell technology. Thin-film solar cells have attracted significant attention as they provide a viable pathway towards reduced materials and processing costs. Unfortunately, the materials quality and resulting energy conversion efficiencies of such cells is still limiting their rapid large-scale implementation. The low efficiencies are a direct result of the large mismatch between electronic and photonic length scales in these devices; the absorption depth of light in popular PV semiconductors tends to be longer than the electronic (minority carrier) diffusion length in deposited thin-film materials. As a result, charge extraction from optically thick cells is challenging due to carrier recombination in the bulk of the semiconductor. We discuss how light absorption could be improved in ultra-thin layers of active material making use of large scattering cross sections of plasmonic structures. We present a combined computational-experimental study aimed at optimizing plasmon-enhanced absorption using periodic and non-periodic metal nanostructure arrays.

It provides an overview of the essential aspects of light trapping, offering a solid basis for future designs. Light trapping with photonic nanostructures is a powerful method of increasing the absorption in thin film solar cells. Many light trapping methods have been studied, but to date there has been no comprehensive figure of merit to compare these different methods quantitatively. This comparison allows us to establish important design rules for highly performing structures; one such rule is the structuring of the absorber layer from both sides, for which the authors introduce a novel and simple layer-transfer technique. A closely related issue is the question of plasmonic vs. dielectric nanostructures; the authors present an experimental demonstration, aided by a detailed theoretical assessment, highlighting the importance of considering the multipass nature of light trapping in a thin film, which is an essential effect that has been neglected in previous work and which allows us to quantify the parasitic losses.

In this chapter, plasmonic structures to improve the performance of thin film solar cell are reviewed according to their positions of the nanostructures, which can be divided into at least three ways: directly on top of thin film solar cell, embedded at the bottom or middle of the optical absorber layer, and hybrid of metallic nanostructures with nanowire of optical absorber layer.
