Book excerpt: The objective of our program is to develop and combine state of the art femtosecond measurement techniques with advanced solid state theoretical techniques to study carrier dynamics in semiconductors. This program is a collaborative effort between investigators at the Massachusetts Institute of Technology and the University of Florida. Experimental efforts at MIT focus on the development and application of new femtosecond techniques for measuring ultrafast processes in compound semiconductors and devices. Studies include investigation of both nonlinear index and absorption and gain dynamics in bulk semiconductors and devices. The work at the University of Florida focuses on developing new approaches for studying ultrafast carrier dynamics of carriers in semiconductors and predicting transient behavior as it impacts on device performance. Investigations use full band structure calculation combined with techniques for numerically solving the Boltzmann and quantum transport equations for both electron and hole distributions.

The high ultrafast carrier mobility, high resistivity, and subpicosecond carrier lifetime along with low bandgap make Ga0.69In0.31As an excellent candidate for PC antenna based THz emitter that can be photoexcited by compact Yb-based multiwatt laser systems for high power THz emission. The research is aimed at evaluating the impact of physical properties of a semi-large aperture Ga0.69In0.31As PC antenna upon its THz generation efficiency, and is motivated by the ultimate goal of developing a high-power terahertz radiation source for time-domain terahertz spectroscopy and imaging systems.

Book excerpt: This volume contains invited and contributed papers of the Ninth International Conference on Hot Carriers in Semiconductors (HCIS-9), held July 3 I-August 4, 1995 in Chicago, Illinois. In all, the conference featured 15 invited oral presentations, 60 contributed oral presentations, and 105 poster presentations, and an international contingent of 170 scientists. As in recent conferences, the main themes of the conference were related to nonlinear transport in semiconductor heterojunctions and included Bloch oscillations, laser diode structures, and femtosecond spectroscopy. Interesting questions related to nonlinear transport, size quantization, and intersubband scattering were addressed that are relevant to the new quantum cascade laser. Many lectures were geared toward quantum wires and dots and toward nanostructures and mesoscopic systems in general. It is expected that such research will open new horizons to nonlinear transport studies. An attempt was made by the program committee to increase the number of presen tations related directly to devices. The richness of nonlocal hot electron effects that were discussed as a result, in our opinion, suggests that future conferences should further encourage reports on such device research. On behalf of the Program and International Advisory Committees, we thank the participants, who made the conference a successful and pleasant experience, and the support of the Army Research Office, the Office of Naval Research, and the Beckman Institute of the University of Illinois at Urbana-Champaign. Book excerpt: Carrier dynamics in single-crystal In2Se3 thin layers with various thicknesses was studied by femtosecond optical pump-probe reflectivity and ultrafast photocurrent measurements. The results suggest that, in thinner (thicker) layers, the carrier recombination dynamics is dominated by three-carrier (bimolecular) Auger process. The Auger time constant was found to decrease with deceasing layer thickness. Surface states were suggested to be the origin of the transition between different Auger processes as the layer thickness varies.
