Book excerpt: Dans les structures MOS, la réalisation de jonctions ultraminces p+/n par implantation ionique de bore reste la voie privilégiée pour l'élaboration d'extensions source/drain d'une profondeur inférieure à 20 nm. Cependant, au cours du recuit d'activation, cette méthode s'accompagne de la formation de défauts étendus de type interstitiel (clusters, défauts {113} et boucles de dislocation) qui sont à l'origine de problèmes majeurs tels que la diffusion accélérée et transitoire (TED) des dopants et la dégradation des propriétés électriques des jonctions. Afin d'élaborer des stratégies permettant de limiter ces effets, il est nécessaire de comprendre les mécanismes physiques qui gouvernent l'évolution thermique des défauts étendus, notamment dans le cas des défauts {113} pour lesquels les points de vue divergent. L'objectif de ce travail a été d'obtenir une base de données fiable qui, reposant sur une analyse statistique rigoureuse des défauts par Microscopie Electronique en Transmission (MET), est indispensable pour répondre à ces attentes. Cette étude doit également permettre la calibration des nouveaux simulateurs de la TED des dopants. Pour caractériser les défauts {113}, nous avons développé une nouvelle technique d'imagerie par MET permettant une amélioration des analyses statistiques. Nos études expérimentales montrent ainsi clairement qu'au cours du recuit ces défauts évoluent toujours suivant un mécanisme de croissance de type Ostwald ripening non conservatif. Suivant les cas étudiés, ces défauts finissent ainsi soit par se dissoudre rapidement soit par se transformer progressivement en boucles de dislocation. Tous nos résultats ont pu être parfaitement interprétés à partir des concepts physiques développés au cours de ces dernières années par notre équipe. Le modèle physique, auquel nous avons apporté quelques améliorations, est actuellement testé à partir de nos résultats et a été implémenté dans un simulateur commercial.
