Book excerpt: Vertical Cavity Surface Emitting Lasers (VCSELs) offer many benefits over conventional edge-emitting lasers including economical microelectronic batch processing, easy extension to 2-D arrays, and of interest here, very large intrinsic bandwidths due to reduced cavity volume. Results of electrical characterization of a 19 GHz bandwidth 850 nm VCSEL are presented. Small-signal characterization and modeling of the frequency response and device impedance is presented. Large signal performance is studied using two-tone RF and high-speed digital measurements. Appropriate drive conditions for high-speed digital applications are demonstrated.

Book excerpt: The motivation behind this work is to use derivative spectroscopy to better understand the inner workings of Vertical Cavity Surface Emitting Lasers (VCSELs) provided by Honeywell Inc. Derivative spectroscopy was used to investigate two types of Honeywell VCSELs, Oxide confined VCSELs and Proton bombarded VCSELs. To quantify the devices I-V (current-voltage) and P-I (power-current) electrical and optical measurements were used to show the devices have no major problems and that the measurements are reproducible. The I-V and P-I curves were taken to initially characterize devices. Having these curves supplies basic information such as laser threshold and data points for the slope of the operating regime. Using a voltage modulation technique derivative measurements dI/dV, d2IdV2, dL/dV were obtained and revealed subtle nonlinearities in the I-V and P-V data. Near field images of the optical output was correlated with the electrical measurements, and three mechanisms were identified that could be the cause of the derivative structure of the I-V curves.

Complete fabrication processes for top-emitting self- aligned and non-self-aligned 850nm and 980nm high-speed VCSELs were developed. A complete fabrication process for bottom-emitting, non-self-aligned, flip-chip bonded 980nm high-speed VCSELs was developed. Some of the critical fabrication steps that affect the VCSEL's speed were examined. The effect of a heat-sinking layer on the performance of high-speed VCSELs was demonstrated for 850nm and 980nm devices. To further improve the understanding of current high- speed VCSEL performance restrictions, the effect of external heating on the VCSEL's resonance frequency and damping factor was examined for top-emitting, self-aligned 980nm VCSELs. Furthermore, as the contacts of the self-aligned VCSELs go through annealing, etching, and oxidation, experiments on metal systems used were performed. To better model the high-speed devices, the dielectric properties of four different spin-on dielectrics were investigated.

Book excerpt: Vertical-Cavity Surface-Emitting Lasers (VCSELs) have replaced edge-emitting laser diodes in several applications during the last years, e.g., in short distance optical data communication. Additionally, their invention has enabled new products such as optical computer mice using semiconductor lasers. However, VCSELs have intrinsically an unstable and not well-defined polarization, which has prohibited their usage in a considerable number of application areas up to now. Therefore, this thesis deals with polarization control of VCSELs. The highly sought-after polarization stabilization of VCSELs is achieved by using monolithically integrated surface gratings. The polarization control induced by these surface gratings has proven to be very reliable in thousands of grating VCSELs, under temperature variation, feedback, strain, and high-frequency modulation. Combining a surface grating with a surface relief, VCSELs having simultaneously a stable polarization and a high single-mode output power have been realized for the first time. Thus, surface grating VCSELs combine a well-defined polarization with low production costs and an excellent overall laser performance. With these properties, surface gratings outperform all other methods for polarization control of VCSELs tested before. Consequently, surface gratings have proven to be the method of choice for polarization control of VCSELs in commercial applications.
