Book excerpt: Dans la fabrication des composants de puissance, les jonctions P/N profondes constituent une des briques technologiques les plus importantes. Cependant, lorsque le bore est utilisé, la fabrication de telles jonctions requièrent des bilans thermiques très élèves, pouvant atteindre plusieurs centaines d' heures à 1300°C. De tels bilans thermiques sont malheureusement nuisibles aux performances électriques des composants et il est nécessaire de les revoir à la baisse. Dans le but de réduire les bilans thermiques, nous envisageons dans ce travail la possibilité d'utiliser l'aluminium, dont le coefficient de diffusion est environ dix fois plus élève que celui du bore. La thèse que nous présentons a pour objet l'étude des phénomènes de diffusion de l'aluminium dans le silicium. Dans une première partie nous avons mis en évidence le problème majeur lié à l'utilisation de l'aluminium en tant que dopant : l'évaporation. Nous avons constaté que ce phénomène était responsable d'une perte sévère de la dose pendant les recuits, entraînant une profonde modification des profils de diffusion. Nous nous sommes ensuite intéressés à l'influence des principaux paramètres technologiques pouvant intervenir lors de la réalisation des jonctions : l'atmosphère de recuit et les grandeurs d'implantation. Nous avons démontré que dans le cas d'une atmosphère oxydante, la diffusion de l'aluminium est accélérée. L'étude menée sur l'influence des paramètres d'implantation, énergie et dose, nous a permis d'établir qu'à forte dose, l'aluminium crée des défauts étendus avec lesquels il interagit fortement. Nous avons montré expérimentalement, que ces défauts piègent l'aluminium, le rendant immobile et électriquement inactif. Pour finir, nous avons mené une étude fondamentale sur le couplage aluminium-défauts étendus. Cette étude nous a permis de mettre en évidence le rôle de la concentration d'aluminium sur la stabilité du piégeage autour des défauts.
