Tests of the cells made at elevated temperatures and in high radiation environments have established the characteristics of the cells. The critical flux for the gallium arsenide cells equalled or exceeded that of silicon cells. Tests of cadmium sulfide cells were not judged sufficiently conclusive to establish the level of critical flux. Soldering techniques were developed and evaluated in terms of the effects upon finished cells. Thermal characteristics of the cells and panels were appraised in terms of orbital evaluation. Panel assembly techniques were developed and evaluated in terms of the electrical and mechanical considerations involved in integrating cells into panels. Investigation and fabrication of single-crystal, thin-film gallium arsenide cells were made. Evaluation of methods for depositing epitaxial films, techniques for producing the desired ''doping'' structure, and studies of the resultant photovoltaic and surface-contacting properties were made for thin-film GaAs. Book excerpt: The overall objective of the program is the development of the technology necessary for the production of a high-temperature, radiation-resistant, solar-cell array in a configuration suitable to aerospace vehicles. This project includes (1) determination of the mechanical, thermal, optical, and electrical parameters of gallium arsenide (GaSs) cells, individually and as part of a panel; (2) evaluation of the performance of GaAs cells under the conditions of nuclear radiation encountered in an orbital environment, as compared with silicon (Si) and cadmium sulfide (CdS) cells in similar environments; (3) a feasibility study of thin-film GaAs; and (4) a document summarizing the work and containing recommendations for further research and development in this area. No cells were produced under the subject Contract during the period of this report. However, development work on GaAs cells has proceeded under another contract, and a discussion of the present status of the cells is included for completeness. A 51-module, 204-cell array was fabricated, tested, and delivered to the Air Force. Results of tests mad of GaAs and Si cells in actual orbital environments are reported in connection with radiation damage and the effects of various shielding material. Further investigation and fabrication were made of thin-film GaAs cells. A newly developed surface-barrier type was studied, as well as the customary p-n junction units. Studies were made of deposited-metal contacts to bulk single-crystal, grown single-crystal film, and polycrystalline film GaAs; electrical and photovoltaic characteristics of these metallic contacts are presented.
