Book excerpt: Semiconductor lasers using quantum-dots in their active regions have been reported to exhibit significant performance advantages over their bulk semiconductor and quantum-well counterparts namely: low threshold current, high differential gain and highly temperature stable light-current characteristics. This thesis investigates the lasing characteristics of a ridge-waveguide laser containing seven layers of quantum dots as the active region. A summary of the electrical and optical performance data of the heterostructure quantum dot lasers, as well as previously fabricated quantum well lasers, is presented. The motivation of using InAs quantum dots in the active region is to produce near infrared emission for telecommunication applications.

Book excerpt: Strain effects in quantum wells have been intensively investigated for applications to semiconductor lasers, photodetectors and electronic devices such as pseudomorphic high electronic mobility transistors. High quantum efficiency, high power (70 mW CW and 180 mW pulsed operation), modulation-doped In0.8Ga0.2As strained-layer (compression) quantum-well lasers emitting at 1.5 um wavelength have been reported. A record high power output (206 mW CW) strained-layer InGaAs/InP quantum-well laser emitting at 1.48 to 1.51 um using the effects of tension strain has been demonstrated. A very low threshold (92 A/cm2) strained-layer quantum-well laser at 1.6 um has also been obtained.

Available in PDF, EPUB and Kindle. Book excerpt: This thesis is undertaken to understand the trade-off in the performance of semiconductor lasers with increase in well number. Five and seven quantum well InAlGaAs lasers operating at 1300nm were investigated. Seven quantum well lasers showed better optical confinement and characteristic temperature than the five quantum well lasers. Increase in well number lowers threshold current and improves optical confinement factor, characteristic temperature, net gain and material gain with trade off in slope efficiency, differential quantum efficiency and cavity loss. Design curves were plotted to aid laser designers to understand the performance trade off in increasing the well number. Seven quantum well lasers exhibited low threshold current of 13.8mA and high characteristic temperature of 71°c. Five quantum well lasers showed high slope efficiency of 0.198W/A and a low cavity loss of 18/cm. This study also helps in optimizing the number of quantum wells for the given cavity length.
