Book excerpt: Silicon (Si) implantation into AIGaN/GaN high electron mobility transistors (HEMTs) has been studied in this program as a method to reduce the sharp increase in the dynamic source resistance at increasing current levels that result in a reduction both in the transconductance gm and the current gain cut-off frequency fT. During the program two different approaches have been investigated to decrease the electric field in the source access region. To prevent breakdown between source and gate, different barrier layers have been investigated. Ultimately, these barriers allow an overlap between the gate and the source implant region. First, a regrown AIGaN/GaN channel as the barrier between the source implant region and the gate has been investigated. In the past, silicon has been found to create a buried parasitic layer conductive path at the re-grown interface. In this work, multiple-cycle treatment with hydrofluoric acid and ozone was used to reduce the silicon at the regrowth interface by 80%. Second, using silicon nitride (SiN) as the barrier layer between the implanted source region and the gate allowed a regrowth free structure. MOCVD grown SiN was deposited in situ after the activation anneal of the implanted silicon. With channels lengths down to 0.3 jam and gate lengths of 200 nm, these devices exhibited constant dynamic source resistances which improved the transconductance linearity at high current levels significantly.

Book excerpt: Molecular Beam Epitaxy of GaN and related alloys is becoming a rival to the more established Metalorganic Vapor Phase Epitaxy. Excellent control of impurity, interface abruptness, and in- situ monitoring of the growth are driving the increase in quality of MBE epilayers. We have developed nucleation schemes with plasma-assisted MBE on three types of substrates, consisting of sapphire, semi-insulating (SI- ) SiC, and HVPE SI-GaN templates on sapphire. While sapphire and SI-SiC are established substrates for the growth of AlGaN/GaN HEMT epilayers, HVPE GaN templates may provide a path to low-cost large-diameter substrates for electronic devices. We compare device results of HEMTs fabricated on these substrates. As a metric for device performance, the saturated RF power output in class A operation is measured at 2 GHz. We achieved a saturated power density of 2.2 W/mm from HEMTs on sapphire, 1.1 W/mm from HEMTs on HVPE GaN templates on sapphire, and 6.3 W/mm from HEMTs on semi-insulating 611-SiC substrates. The difference in output power can be attributed to self-heating due to insufficient thermal conductivity of the sapphire substrate, and to trapping in the compensation- doped HVPE template.

Book excerpt: An all-MBE growth process for AlGaN/GaN HEMTs on SiC was also developed utilizing an AlN nucleation layer and a two-step growth process for the GaN to reduce and control threading dislocation density. The GaN growth process was structurally and electrically optimized to achieve semi-insulating HEMT buffers. Two methods were developed to reduce buffer leakage. The first was through implementation of carbon doping via CBr4, and the second was by optimization of the AlN nucleation layer growth conditions in unintentionally doped (carbon-free) structures. Optimization of the direct-growth process and elimination of buffer leakage led to record output power densities in MBE-grown AlGaN/GaN HEMTs and device performance which is on par with state-of-the art HEMTs grown by metalorganic chemical vapor deposition (MOCVD).

Book excerpt: Emerging wide bandgap (WBG) semiconductors hold the potential to advance the global industry in the same way that, more than 50 years ago, the invention of the silicon (Si) chip enabled the modern computer era. SiC- and GaN-based devices are starting to become more commercially available. Smaller, faster, and more efficient than their counterpart Si-based components, these WBG devices also offer greater expected reliability in tougher operating conditions. Furthermore, in this frame, a new class of microelectronic-grade semiconducting materials that have an even larger bandgap than the previously established wide bandgap semiconductors, such as GaN and SiC, have been created, and are thus referred to as “ultra-wide bandgap” materials. These materials, which include AlGaN, AlN, diamond, Ga2O3, and BN, offer theoretically superior properties, including a higher critical breakdown field, higher temperature operation, and potentially higher radiation tolerance. These attributes, in turn, make it possible to use revolutionary new devices for extreme environments, such as high-efficiency power transistors, because of the improved Baliga figure of merit, ultra-high voltage pulsed power switches, high-efficiency UV-LEDs, and electronics. This Special Issue aims to collect high quality research papers, short communications, and review articles that focus on wide bandgap device design, fabrication, and advanced characterization. Book excerpt: SiCOI (SiC On Insulator) composite substrates obtained by the Smart-Cut TM process are alternative possible substrates for epitaxial growth of Wide Band Gap (WBG) materials such as GaN and GaN alloys. Similar to bonded SOI structure, the SiCOI structures basically comprises a thin film of single SiC crystal bonded onto a substrate such as, for instance, silicon substrate. Additionally to the well known insulation properties, SiCOI substrates have been proven to be adapted to the growth of high quality GaN layer. This first study has proven compatibility of SiCOI structure for single layer GaN MBE growth. We present here last results of AlGaN / GaN HEMT structure grown by MBE with NH3 as nitrogen precursor onto SiCOI (on silicon) structure realised by Smart Cut TM. First of all, complete SiCOI structure realisation will be described and typical physical characterization results will be presented for this kind of substrate. Then, will be detailed MBE epitaxy set-up and growth parameters for HEMT structure, including specific buffer layer stack description. Finally, physical and electrical characterisation results for epi-layers and HEMT structure will be presented. Those results show strong compatibility of SiCOI structure for MBE epitaxy of GaN based HEMT structure and demonstrate the interest of Smart Cut TM approach to build composite substrates, like SiCOI, for hetero-epitaxy application.
