Book excerpt: Vertical-cavity surface-emitting lasers are promising devices on the semiconductor laser market, and offer numerous advantages over edge-emitters in the low power regime. Physics-based comprehensive modeling allows one to shorten the development period of future products and to reduce the design costs. These devices are sometimes noncircular, either owing to anisotropic oxidation speed or to achieve special characteristics, such as high-power single-mode output. Problems arising with complex structures call for three-dimensional numerical solutions. This book reviews the simulation methods for vertical-cavity surface-emitting lasers and provides novel approaches to investigate their more challenging variants. Electrical, thermal and optical properties are demonstrated on illustrative examples. The analysis helps to get insight into these exciting lasers, and should be especially useful to professionals in telecommunication and modeling fields.

Book excerpt: A self-consistent one-dimensional vertical-cavity surface-emitting laser (VCSEL) simulator has been developed. The model incorporates drift-diffusion with carrier-capture and thermionic emission in the quantum regions. Microcavity effects on the stimulated and spontaneous emission are carefully included via the enhancement of the vacuum and radiating electromagnetic fields in a VCSEL. A modified photon rate equation is implemented which predicts lasing off resonance. The heat flow equation is solved in addition to the device equations and the resulting 4 x 4 system of equations is solved self-consistently with the full-Newton method. The calculated temperature increase within the structure results in experimentally observed degradation in performance in the L-I curve as well as in the modulation response. This is due to the shift in the gain spectrum away from the resonance of the microcavity as the temperature increases. The Minilase simulator is also shown to be an effective CAD tool in designing VCSELs by producing interesting simulation results for VCSELs with various Bragg reflector mirrors.

Book excerpt: To simulate vertical cavity surface emitting lasers (VCSELs), the authors are developing a three-dimensional, time-dependent field-gain model with absorption in bulk dielectric regions and gain in quantum well regions. Since the laser linewidth is narrow, the bulk absorption coefficient is assumed to be independent of frequency with a value determined by the material and the lattice temperature. In contrast, the frequency-dependent gain regions must be solved consistently in the time domain. Treatment of frequency-dependent media in a finite-difference time-domain code is computationally intensive. However, because the volume of the quantum well regions is small relative to the volume of the multilayer dielectric (MLD) mirror regions, the computational overhead is reasonable. A key issue is the calculation of the fields in the MLD mirror regions. Although computationally intensive, good agreement has been obtained between simulation results and matrix equation solutions for the reflection coefficient, transmission coefficient, and bandwidth of MLD mirrors. The authors discuss the development and testing of the two-dimensional field-gain model. This field-gain model will be integrated with a carrier transport model to form the self-consistent laser code, VCSEL.

Book excerpt: An efficient simulation technique for calculating the current distribution in a Vertical Cavity Surface Emitting Laser (VCSEL) is proposed and implemented. The technique consists of a hybrid 1D/3D approach to the problem. The 3D aspect of simulation is essential for devices like a photonic crystal VCSEL where the existing 2D simulation techniques are inadequate. The modular approach of the technique is advantageous, as it provides exibility in dealing with device simulations of varying complexity. It also provides a relatively short simulation time, beneficial for exploring a large design parameter space. The box integration technique is used for discretizing the equations and sparse matrix methods are used in solving the matrices. Simulation results and comparisons are provided for various aspects and modules of the simulator. The results for a few sample simulations indicate that the analysis has reasonable agreement with experimental results. The simulation error can be reduced using more accurate models for the active region of the laser.
